针对大功率半导体激光器面临的主要困难,提出并实现了一种隧道再生多有源区耦合大光腔 高效大功率半导体激光器机理.该机理能有效地解决光功率密度过高引起的端面灾变性毁坏 、热烧毁和光束质量差等大功率激光器存在的主要问题.采用低压金属有机化合物气相淀积 方法生长了以碳和硅作为掺杂剂的GaAs隧道结、GaAs/InGaAs 应变量子阱有源区和新型多有 源区半导体激光器外延结构,并制备了高性能大功率980nm激光器件.三有源区激光器外微分 量子效率达2.2,2A驱动电流下单面未镀膜激光输出功率高达2.5W.  相似文献

We realize a stable self-starting passively mode-locking all-solid-state laser by using novel GaAs mirrors as the absorber and output coupler. The GaAs mirror is grown by the technology of metal organic chemical vapour deposition at low temperature. With such an absorber as the output coupler in the laser resonator, laser pulses with duration of 42ps were generated at a repetition rate of 400MHz, corresponding to the average power of 590mW.  相似文献

Stable mode-locking in a diode-pumped Yb:YAG laser was obtained with a very fast semiconductor sat-urable absorber mirror (SESAM). The pulse width was measured to be 4 ps at the central wavelength of 1047 nm. The average power was 200 mW and the repetition rate was 200 MHz.  相似文献

By using a semiconductor saturable-absorber output coupler as a mode-locking device, we experimentally realized the operation of a diode-pumped passively mode-locked Nd:YVO4 laser. Stable laser pulses with duration of 2.3ps were generated at the output power of about 1W. With increasing the pump power to 9 W, the maximum mode-locked power of 1.7 W was obtained, which corresponds to a slope conversion efficiency of 44 % and opticalto-optical conversion efficiency of 19%.  相似文献

In a practical coupling system, a cylindrical microlens is used to collimate the emission of a high power laser diode (LD) in the dimension perpendicular to the junction plane. Using passive alignment, the LD is placed in the focus of the cylindrical microlens generally, regardless of the performance of the multimode optical fiber and the LD. In this paper, a more complete analysis is arrived at by ray-tracing technique, by which the angle 9 of the ray after refraction is computed as a function of the angle θo of the ray before refraction. The focus of the cylindrical microlens is not always the optimal position of the LD. In fact, in order to achieve a higher coupling efficiency, the optimal distance from the LD to the cylindrical microlens is dependent on not only the radius R and the index of refraction n of the cylindrical microlens, but also the divergence angle of the LD in the dimension perpendicular to the junction plane and the numerical aperture (NA) of the multimode optical fiber. A cladding-pumped ytterbium-doped fiber laser is described in this letter. Using unusual pumping source with 915-nm wavelength, slope efficiency up to 75% with respect to absorbed input power and output power is obtained, a maximum output power of 4.006 W with fundamental mode is measured.  相似文献

影响发光二极管光提取效率的主要因素有:出光表面状态、上电极和体内吸收.对于AlGaInP高亮度发光二极管体内吸收主要是衬底和发光区的吸收.一般采用出光表面粗化、窗口层、DBR反射器等措施来提高光提取效率.本文以自发辐射随机分布模型为基础,以AlGaInP高亮度发光二极管典型结构的各种参数为依据,从理论上分析了这几种主要措施对光提取效率的影响.  相似文献

电光腔倒空激光二极管抽运Nd:YAG锁模激光器   总被引:1,自引:0,他引:1  
设计了一个简单的直腔。将电光腔倒空与激光二极管端面抽运Nd:YAG半导体可饱和吸收镜锁模激光器结合,实现了锁模脉冲的产生、放大和输出。在连续抽运功率5W的条件下。获得了脉冲宽度为11ps的锁模单脉冲输出和脉冲宽度为200ns的调Q脉冲输出,腔倒空单脉冲能量为30nJ,重复频率为10Hz。连续锁模运转时单个锁模脉冲的能量约为2nJ。利用腔倒空将单脉冲的能量提高了15倍左右。文章详细讨论了腔倒空脉冲及调Q脉冲的产生机理,并分析了加在电光晶体上的高压电脉冲以及偏振片的偏振度对腔倒空脉冲及调Q脉冲的影响。  相似文献
