研究了Er∶Yb∶YCa4O(BO3)3(简称Er∶Yb∶YCOB)的多晶制备和单晶生长,用提拉法生长出光学质量优良的Er∶Yb∶YCOB单晶,测量了其吸收光谱和荧光光谱,分析了其能级和泵浦原理,并进行了以激光二极管为抽运源的激光试验,实现了Er∶Yb∶YCOB晶体的在1.55μm附近110mW的激光输出,且斜效率达18.9%.  相似文献

InN and In0.46 Ca0.54N films are grown on sapphire with a CaN buffer by metalorganic chemical vapour deposition (MOCVD). Both high resolution x-ray diffraction and high resolution transmission electron microscopy results reveal that these films have a hexagonal structure of single crystal. The thin InN film has a high mobility of 4 75 cm^2V^-1s^-1 and that oflno.46 Gao.54N is 163 cm^2 V^-1s^-1. Room-temperat ure photoluminescence measurement of the InN film shows a peak at 0.72eV, confirming that a high quality InN film is fabricated for applications to full spectrum solar cells.  相似文献

The crystal structure of the minor phase, named superstructure II, existing in multiferroic compound BiMnO3 has been studied by electron diffraction and high-resolution transmission electron microscopy. Domains of major and minor phases coexisting in BiMnO3 were observed in high-resolution electron microscope images. The unit cell of minor phase was determined to be triclinic with the size 4×4×4 times as large as the distorted perovskite subcell. The [111] and [101] projected structure maps of the minor phase have been derived from the corresponding images by means of the image processing. A possible rough three-dimensional (3D) structure model was proposed based on the 3D structural information extracted from the two projected structure maps. Since there is no inversion centre in the proposed model, the minor phase may contribute to the ferroelectric property of BiMnO3.  相似文献

High quality and highly conductive n-type Al0.7Ga0.3N films are obtained by using AlN multi-step layers (MSL) with periodical variation of Ⅴ/Ⅲ ratios by low-pressure metalorganic chemical vapour deposition (LP-MOCVD). The full-width at half-maximum (FWHM) of (0002) and (1015) rocking curves of the Si-doped Al0.7Ga0.3N layer are 519 and 625 arcsec, respectively, Room temperature (RT) Hall measurement shows a free electron concentration of 2.9 × 10^19 cm^-3, and mobility of 17.8cm^2V^-1s^-1, corresponding to a resistivity of 0.0121 Ω cm. High conductivity of the Si-doped AlGaN film with such high Al mole fraction is mainly contributed by a remarkable reduction of threading dislocations (TDs) in AlGaN layer. The TD reducing mechanism in AlN MSL growth with periodical variation of Ⅴ/Ⅲ ratio is discussed in detail.  相似文献

Zn2SnO4 (ZTO) nanowires with a unique dendritic nanostructure were synthesized via a simple one-step thermal evaporation and condensation process. The morphology and microstructure of the ZTO nanodendrite have been investigated by means of field emission scanning electron microscopy (SEM), x-ray diffraction (XRD) and high-resolution transmission electron microscopy (HRTEM). SEM observation revealed the formation of branched nanostructures and showed that each branch exhibited a unique periodic structure formed by a row of overlaid rhombohedra of ZTO nanocrystals along the axis of the nanobranch. HRTEM studies displayed that the branches grew homoepitaxially as single-crystalline nanowires from the ZTO nanowire backbone. A possible growth model of the branched ZTO nanowires is discussed. To successfully prepare branched structures would provide an opportunity for both fundamental research and practical applications, such as three-dimensional nanoelectronics, and opto-electronic nanodevices.  相似文献

铃木偶联反应是合成聚烯烃、苯乙烯和联苯衍生物等功能性有机化合物的有力工具,广泛应用于精细化工、制药和生化工业领域.钯(Pd)基催化剂是目前性能最好的铃木偶联反应催化剂,但钯的低丰度和高成本限制了其大规模应用.因此,提高Pd原子的利用效率,降低Pd用量至关重要.减小金属纳米粒子的尺寸,使其成为小团簇甚至孤立的金属原子是实现金属原子高利用率的有效方法之一.此外,与纳米晶体相比,高度分散的Pd原子和具有低配位和不饱和构型的亚纳米团簇可能会导致催化活性位点数量增加,进而提升Pd基催化剂的性能.然而,高表面自由能使得合成高度分散的Pd单原子和亚纳米团簇变得困难,因此,如何制备具有优异铃木偶联反应催化性能的Pd单原子/团簇催化剂是一个极具挑战性的课题.本文开发了一种溶液快速退火(SRA)工艺来稳定氮掺杂介孔碳负载的Pd单原子/团簇(Pd/NMC),制得的催化剂表现出较好的催化铃木偶联反应性能.透射电子显微镜结果表明,所制Pd/NMC催化剂中Pd以单原子和小金属团簇(粒径为0.3-1.1 nm)的形式高度分散在氮掺杂介孔碳载体的表面;X射线衍射结果表明,该催化剂没有与Pd相关的衍射峰,进一步证明了Pd以单原子和小金属团簇,而非纳米晶的形式存在.这得益于SRA工艺创造的不平衡热条件,抑制了Pd原子的团聚,提高了Pd原子在载体表面的分散性.与商业Pd/C催化剂相比,Pd/NMC催化剂对氯苯的铃木偶联反应表现出更好的催化性能(100%的选择性和95%的产率)和稳定性(循环使用10次后活性几乎没有衰减),此外对其他衍生物底物同样表现出较好的催化性能.第一性原理计算表明,在Pd(111)上联苯解吸的吉布斯自由能为3.24 eV,显著高于Pd1/NMC(0.72 eV)和Pd13/NMC(1.31 eV),在理论上同样证明了与Pd纳米颗粒相比,Pd单原子/团簇催化剂更有利于反应物的转化.此外,本文新开发的前驱体SRA工艺可被用作稳定金属团簇(例如Pd、Pt、Ru)的通用方法,为构建高效、高度分散的金属原子和亚纳米团簇催化剂提供了新的可能性.  相似文献

构建催化剂特别是在亚纳米尺度下分散的贵金属催化剂的构效关系是多相催化研究领域中的主要任务之一.我们采用与金属Pt具有强相互作用的MgAl2O4尖晶石作为载体,通过简单浸渍法制备了在纳米、亚纳米和单原子尺度上分散的Pt催化剂.首先利用X射线衍射和原子分辨的球差校正电镜,确定了Pt在MgAl2O4尖晶石载体表面上随负载量增大逐渐形成孤立的和相邻的单原子Pt,然后逐渐形成无定形Pt聚集体和小晶粒;然后利用电感耦合等离子体光谱和CO化学吸附测定了催化剂中Pt的含量和分散度;进一步通过测定CO在Pt表面吸附的红外光谱,区分了载体表面单原子和金属颗粒表面原子的CO吸附特征结构,并据此对不同结构的Pt原子进行了半定量估算.考察了具有不同Pt分散结构的Pt/MgAl2O4催化剂的催化苯甲醛选择性加氢能力,发现以载体表面Pt单原子物种为主的催化剂,可在较宽的温度区间内保持较高的部分加氢产物苯甲醇的选择性(60–150oC,苯甲醇选择性99.4–97.9%,甲苯选择性~0.4%),而以Pt纳米颗粒为主的催化剂上苯甲醇选择性降低显著,同时生成较多深度加氢产物甲苯(60–150oC,苯甲醇选择性99.0–93.1%,甲苯选择性0.7–5.0%).此外,我们测定了各催化剂在不同转化率(~20–90%)时催化剂加氢反应的质量比活性和转化频率(TOF),并在较低苯甲醛转化率(~20%)时,估算了不同结构Pt物种对苯甲醛加氢反应的本征活性,发现Pt纳米颗粒表面原子比MgAl2O4载体表面Pt单原子本征活性更高(4807 h–1 versus 3277 h–1).综上,Pt单原子催化剂具有贵金属原子利用率高,本征活性和加氢选择性高等优点;Pt纳米催化剂表面原子深度加氢能力强,加氢选择性较差,虽本征活性更高,但不足以补偿贵金属原子利用率降低带来的活性损失,Pt质量比活性显著低于单原子催化剂.此外,MgAl2O4尖晶石负载的单原子Pt催化剂也具有良好的催化反应循环稳定性,是一种较为理想的催化苯甲醛选择性加氢制苯甲醇催化剂.  相似文献

A three-step growth process is developed for depositing high-quality aluminium-nitride (AlN) epilayers on (001) sapphire by low pressure metalorganic chemical vapour deposition (LP-MOCVD). We adopt a low temperature (LT) A1N nucleation layer (NL), and two high temperature (HT) A1N layers with different V/Ⅲ ratios. Our results reveal that the optimal NL temperature is 840-880℃, and there exists a proper growth switching from low to high V/Ⅲ ratio for further reducing threading dislocations (TDs). The screw-type TD density of the optimized AIN film is just 7.86×10^6 cm^-2, about three orders lower than its edge-type one of 2×10^9 cm^-2 estimated by high-resolution x-ray diffraction (HRXRD) and cross-sectional transmission electron microscopy (TEM).  相似文献

We report comprehensive transport, electron microscopy and Raman spectroscopy studies on transition-metal chalcogenides Cu1.89Te single crystals. The metallic Cu1.89Te displays successive metal-semiconductor transitions at low temperatures and almost ideal linear MR when magnetic field up to 33 T.
