In this study, we examined the influence of using hetero-gate dielectrics (HGDs) on the short-channel effects (SCEs) in scaled tunnel field-effect transistors (TFETs). For bulk TFETs, the short-channel performance is not influenced by the HGD engineering because the SCEs are caused by the tunneling at the region with negligible gate control. However, the use of the HGD increases the SCEs in double-gate TFETs because the HGD reduces the gate control on the channel. When the HGD optimized in term of on-current is used, the channel of HGD-TFETs is about 10-nm longer than that of uniform-gate dielectric TFETs to obtain similar SCEs. The SCEs in HGD-TFETs can be improved by locating the drain-side heterojunction toward the drain and/or increasing the ratio of low- and high-k equivalent oxide thicknesses. Due to the trend of scaling transistors, an appropriate design of HGD to minimize the SCEs in scaled HGD-TFETs is also crucial. 相似文献

The higher order singular value decomposition, which is regarded as a generalization of the matrix singular value decomposition (SVD), has a long history and is well established, while the T‐SVD is relatively new and lacks systematic analysis. Because of the unusual tensor‐tensor product that the T‐SVD is based on, the form of the T‐SVD may be difficult to comprehend. The main aim of this article is to establish a connection between these two decompositions. By converting the form of the T‐SVD into the sum of outer product terms, we compare the forms of the two decompositions. Moreover, from establishing the connection, a new decomposition which has a specific nonzero pattern, is proposed and developed. Numerical examples are given to demonstrate the useful ability of the new decomposition for approximation and data compression. 相似文献

Robust Principal Component Analysis plays a key role in various fields such as image and video processing, data mining, and hyperspectral data analysis. In this paper, we study the problem of robust tensor train (TT) principal component analysis from partial observations, which aims to decompose a given tensor into the low TT rank and sparse components. The decomposition of the proposed model is used to find the hidden factors and help alleviate the curse of dimensionality via a set of connected low-rank tensors. A relaxation model is to minimize a weighted combination of the sum of nuclear norms of unfolding matrices of core tensors and the tensor norm. A proximal alternating direction method of multipliers is developed to solve the resulting model. Furthermore, we show that any cluster point of the convergent subsequence is a Karush-Kuhn-Tucker point of the proposed model under some conditions. Extensive numerical examples on both synthetic data and real-world datasets are presented to demonstrate the effectiveness of the proposed approach. 相似文献

Dielectric nanoparticles are expected to complement or even replace plasmonic nanoparticles in many optical and optoelectronic applications, because they exhibit small absorption losses and support strong electric and magnetic resonances simultaneously. Dielectric nanoparticles need to be deposited on various substrates in many applications. Understanding the substrate effect on the electromagnetic resonances of dielectric nanoparticles is of great importance for engineering their resonance properties and designing optical devices. In this study, moderate-refractive-index cuprous oxide nanospheres with uniform sizes and shapes are synthesized. The scattering spectra and images of the nanospheres deposited on three types of substrates are analyzed experimentally and theoretically. When supported on indium tin oxide–coated glass slides and Si wafers, the color of the nanospheres varies from blue, cyan, green, yellow, orange and red, covering almost the entire visible region. When deposited on gold films, the electromagnetic resonances of the nanospheres redshift intensively and a new effective magnetic resonance mode appears. The enhanced Raman scattering reveals that large electromagnetic field enhancements are produced in the gap region between the nanosphere and the substrate. The results shed light on the manipulation of the electromagnetic responses of dielectric nanoparticles and the design of dielectric metamaterials in the presence of various substrates. 相似文献

A new fluorinated diamine monomer, 2′,5′‐bis(4‐amino‐2‐trifluoromethylphenoxy)‐p‐terphenyl, was synthesized from the chloro‐displacement of 2‐chloro‐5‐nitrobenzotrifluoride with the potassium phenolate of 2,5‐diphenylhydroquinone, followed by hydrazine palladium‐catalyzed reduction. A series of trifluoromethyl‐substituted polyimides containing flexible ether linkages and laterally attached side rods were synthesized from the diamine with various aromatic dianhydrides via a conventional two‐step process. The inherent viscosities of the poly(amic acid) precursors were 0.84–1.26 dL/g. All the polyimides afforded flexible and tough films. The use of 4,4′‐oxydiphthalic anhydride and 2,2′‐bis(3,4‐dicarboxyphenyl)hexafluoropropane dianhydride produced essentially colorless polyimide films. Most of the polyimides revealed an excellent solubility in many organic solvents. The glass‐transition temperatures of these polyimides were recorded between 254 and 299 °C by differential scanning calorimetry, and the softening temperatures of the polymer films stayed in the range of 253–300 °C according to thermomechanical analysis. The polyimides did not show significant decomposition before 500 °C in air or under nitrogen. These polyimides also showed low dielectric constants (2.83–3.34 at 1 MHz) and low moisture absorption (0.4–2.2%). For a comparative study, a series of analogous polyimides based on the nonfluorinated diamine 2′,5′‐bis(4‐aminophenoxy)‐p‐terphenyl were also prepared and characterized. © 2004 Wiley Periodicals, Inc.
