Simulation studies of current transport in metal–insulator–semiconductor Schottky barrier diodes

The current–voltage characteristics of Schottky diodes with an interfacial insulator layer are analysed by numerical simulation. The current–voltage data of the metal–insulator–semiconductor Schottky diode are simulated using thermionic emission diffusion (TED) equation taking into account an interfacial layer parameter. The calculated current–voltage data are fitted into ideal TED equation to see the apparent effect of interfacial layer parameters on current transport. Results obtained from the simulation studies shows that with mere presence of an interfacial layer at the metal–semiconductor interface the Schottky contact behave as an ideal diode of apparently high barrier height (BH), but with same ideality factor and series resistance as considered for a pure Schottky contact without an interfacial layer. This apparent BH decreases linearly with decreasing temperature. The effects giving rise to high ideality factor in metal–insulator–semiconductor diode are analysed. Reasons for observed temperature dependence of ideality factor in experimentally fabricated metal–insulator–semiconductor diodes are analysed and possible mechanisms are discussed.     

Density of states in an electrically biased quantum well

Density of states in a quantum well has been studied in the presence of an electric field applied perpendicular to the growth direction. We have shown that an extra quantization is introduced to the motion of the electron due to the discrete energy levels known as Wannier-Stark ladder states and the nature of density of electronic states changes from quasi two-dimensional to quasi one-dimensional.      

基于尺寸效应的无腹筋钢筋混凝土梁的剪切强度公式

取无腹筋钢筋混凝土梁的临界斜裂缝及其顶端横截面所截隔离体为研究对象,根据极限平衡法,建立平衡方程组.分析临界剪压区主应力与梁斜截面破坏形式的关系,并对临界剪压区进行应力分析,再应用Ba(z)ant提出的尺度律,得到同时适用于斜拉破坏和剪压破坏的无腹筋钢筋混凝土梁的剪切强度公式,其中,临界剪压区高度是该公式的未知参数.通过对Ba(z)ant试验数据库进行Levenberg-Marguardt非线性最小二乘曲线拟合,得到临界剪压区高度与各参数的幂指数关系.最后经与Collins试验数据库比较可知,相对于ACI 318-08和GB 50010-2010对应的剪切强度公式,所得的剪切强度公式能更好地与试验数据吻合,且和Ba(z)ant的剪切强度公式计算结果接近.     

{[K.18-Crown-6]Br3}n: a unique tribromide-type and columnar nanotube-like structure for the oxidative coupling of thiols and bromination of some aromatic compounds

Reaction of 18-crown-6 with KBr and then with bromine (Br₂) afforded a unique tribromide salt with a nanotube-like structure ({[K.18-crown-6]Br₃}_n). Oxidative coupling of thiols and bromination of some aromatic compounds is the first report on the chemistry of this reagent.     

Fixed point theorems for better admissible multimaps on almost convex sets

We obtain new fixed point theorems on multimaps in the class Bp defined on almost convex subsets of topological vector spaces. Our main results are applied to deduce various fixed point theorems, coincidence theorems, almost fixed point theorems, intersection theorems, and minimax theorems. Consequently, our new results generalize well-known works of Kakutani, Fan, Browder, Himmelberg, Lassonde, and others.     

Two new transformation formulas of basic hypergeometric series

By means of a modified version of Cauchy's method for obtaining bilateral series identities, two new transformation formulas for bilateral basic hypergeometric series are derived. These contain several important identities for basic hypergeometric series as special cases, including the nonterminating q-Saalschütz summation, Bailey's very well-poised summation and the nonterminating Watson transformation.     

Thermodynamic and spectroscopic study of the interaction of Cu(II), Ni(II), Zn(II) and Ca(II) ions with 2-amino-N-(2-oxo-2-(2-(pyridin-2-yl)ethyl amino)ethyl)acetamide,a pseudo-mimic of human serum albumin

The protonation equilibria of 2-amino-N-(2-oxo-2-(2-(pyridin-2-yl)ethyl amino)ethyl)acetamide ([H₂(556)–N]) and the complexation of this ligand with Cu(II) Ca(II), Zn(II) and Ni(II) have been studied by glass electrode potentiometry and UV–visible spectrophotometry. From pH ∼2.00–11.00, five models for Cu(II) with the following complexes; MLH, ML, MLH₋₁, MLH₋₂ and MLH₋₃ were generated and observed to describe the experimental data equally well as far as the statistical criteria were concerned. The MLH₋₂ complex predominates at physiological pH in all five models, while the MLH₋₁ complex species exists only at low concentration in two models. The coordination in the MLH₋₂ complex suggested the involvement of one amino, two deprotonated peptides and one pyridyl nitrogen atoms. Molecular mechanics (MM) calculations confirmed the MLH₋₂ complex as the most stable species. Speciation calculations, using a blood plasma model, predicted that the Cu(II)–[H₂(556)–N] complex is able to mobilize Cu(II). Octanol/water partition of CuLH₋₂ showed that 30% of the complex went into the octanol phase, hence promoting percutaneous absorption of copper. The complex is a poor mimic of native copper–zinc superoxide dismutase.     

Schurian vector space categories, hereditary algebras and Roiter's norm

We associate a positive real number to any vector space K-category over a field K. Generalizing a result of Nazarova and Roiter, we show that a schurian vector space K-category is representation-finite if and only if is finite and . Such vector space categories are quasilinear, i.e. its indecomposables are simple modules over their endomorphism ring. Recently, Nazarova and Roiter introduced the concept of -faithful poset in order to clarify the structure of critical posets. Their conjecture on the precise form of -faithful posets was established by Zeldich. We generalize these results and characterize -faithful quasilinear vector space K-categories in terms of a class of hereditary algebras H_ρ(D) parametrized by a skew-field D and a rational number ρ1.
