Resistive switching random access memories(RRAM)have been considered to be promising for future information technology with applications for non-volatile memory,logic circuits and neuromorphic computing.Key performances of those resistive devices are approaching the realistic levels for production.In this paper,we review the progress of valence change type memories,including relevant work reported by our group.Both electrode engineering and in-situ transmission electron microscopy(TEM)high-resolution observation have been implemented to reveal the influence of migration of oxygen anions/vacancies on the resistive switching effect.The understanding of resistive memory mechanism is significantly important for device applications.  相似文献

Electric transport and scanning tunneling spectrum(STS)have been investigated on polycrystalline samples of the new superconductor Bi4O4S3.A weak insulating behavior in the resistive curve has been induced in the normal state when the superconductivity is suppressed by applying a magnetic field.Interestingly,a kink appears on the temperature dependence of resistivity near 4 K at all high magnetic fields above 1 T when the bulk superconductivity is completely suppressed.This kink associated with the upper critical field as well as the wide range of excess conductance at low fields and high temperatures is explained as the possible evidence of strong superconducting fluctuation.From the tunneling spectra,a superconducting gap of about 3 meV is frequently observed yielding a ratio of 2Δ/kB TC~16.6.This value is much larger than the one predicted by the BCS theory in the weak coupling regime(2Δ/kB TC~3.53),which suggests the strong coupling superconductivity in the present system.Furthermore,the gapped feature persists on the spectra until 14 K in the STS measurement,which suggests a prominent fluctuation region of superconductivity.Such a superconducting fluctuation can survive at very high magnetic fields,which are far beyond the critical fields for bulk superconductivity as inferred both from electric transport and tunneling measurements.  相似文献

Magnetic droplets,a class of highly nonlinear magnetodynamic solitons,can be nucleated and stabilized in nanocontact spintorque nano-oscillators.Here we experimentally demonstrate magnetic droplets in magnetic tunnel junctions(MTJs).The droplet nucleation is accompanied by power enhancement compared with its ferromagnetic resonance modes.The nucleation and stabilization of droplets are ascribed to the double-Co Fe B free-layer structure in the all-perpendicular MTJ,which provides a low Zhang-Li torque and a high pinning field.Our results enable better electrical sensitivity in fundamental studies of droplets and show that the droplets can be utilized in MTJ-based applications and materials science.  相似文献

A series of novel TiO2/poly(aryl ether sulfone) ultrafiltration membranes with anti-fouling and self-cleaning properties was designed and prepared. First, anti-photocatalytic degraded fluorine contained polv(aryl ether sulfone) matrix(PAES-F) was synthesized. Then the composite membranes were prepared via TiO2 nanopartides and PAES-F polymer matrix by solution blending and non-solvent induced phase inversion methods. Further, separation efficiency, fouling behavior and self-cleaning property of the composite ultrafiltration(UF) membranes were investigated by dead-end filtration experiments using a polyacn lamide solution. The composite UF membranes exhibited outstanding self-cleaning efficiency and anti-photocatalytic degraded property after exposure to simulated sunliglit irradiation.The water flux recovery ratios(FRR)of the optimal composite UF membranes could reach 74.24%, which was attributable to photocatalytic degradation of the organic contaminant by TiO2. And the retention rates of the composite UF membranes could maintain over 97%, which indicated the excellent photocatalytic degradation resistance of the fluorine contained PAES-F matrix. The novel high perfomiance composite UF membranes have a broad application prospect in water treatment.  相似文献

针对多芯光纤完善了描述抽运光、信号光和Stokes信号的速率方程组.考虑了温差对受激布里渊散射的影响,利用有限元法求解温度分布方程组,分析了前向和后向抽运方式、对流系数、Stokes初始功率、光纤掺杂粒子密度和光纤长度对受激布里渊散射增益的影响.研究表明:后向抽运方式在抑制受激布里渊散射方面具有明显优势;减小对流系数有助于抑制受激布里渊散射;提高光纤掺杂密度能够加强抑制受激布里渊散射,同时也有助于提高光纤放大器的斜率效率.比较了在相同最佳光纤长度条件下,单芯和19芯光纤放大器的最高工作温度和受激布里渊散射 关键词: 光纤放大器 受激布里渊散射 大功率 有限元法  相似文献

In this paper,we investigate the phase sensitivities in two-path optical interferometry with asymmetric beam splitters.Here,we present the optimal conditions for the transmission ratio and the phase of the beam splitter to gain the highest sensitivities for a general class of non-classical states with parity symmetry.Additionally,we address the controversial question of whether the scheme with a combination of coherent state and photon-added or photon-subtracted squeezed vacuum state is better or worse than the most celebrated one using a combination of coherent state and squeezed vacuum state.  相似文献

To enhance transmission efficiency of Pancharatnam–Berry (PB) phase metasurfaces, multilayer splitring resonators were proposed to develop encoding sequences. As per the generalized Snell’s law, the deflection angle of the PB phase encoding metasurfaces depends on the metasurface period’s size. Therefore, it is impossible to design an infinitesimal metasurface unit; consequently, the continuous transmission scattering angle cannot be obtained. In digital signal processing, this study introduces the Fourier convolution principle on encoding metasurface sequences to freely control the transmitted scattering angles. Both addition and subtraction operations between two different encoding sequences were then performed to achieve the continuous variation of the scattering angle. Furthermore, we established that the Fourier convolution principle can be applied to the checkerboard coded metasurfaces.  相似文献
