We report the first resonant electronic Raman spectroscopy study of discrete electronic transitions within small p-doped self-assembled Si/Ge quantum dots (QDs). A heavy hole (hh) to light hole (lh) Raman transition with a dispersionless energy of 105 meV and a resonance energy of the hh states to virtually localised electrons at the direct band gap of 2.5 eV are observed. The hh–lh transition energy shifts to lower values with increasing annealing temperature due to significant intermixing of Si and Ge in the QDs. Structural parameters of the small Si/Ge dots have been determined and introduced into 6-band k·p valence band structure calculations. Both the value of the electronic Raman transition of localised holes as well as the resonance energy at the E0 gap are in excellent agreement with the calculations.  相似文献

Deep-level transient spectroscopy and photoluminescence studies have been carried out on structures containing self-assembled InAs quantum dots formed in GaAs matrices. The use of n- and p-type GaAs matrices allows us to study separately electron and hole levels in the quantum dots by the deep-level transient spectroscopy technique. From analysis of deep-level transient spectroscopy measurements it follows that the quantum dots have electron levels 130 meV below the bottom of the GaAs conduction band and heavy-hole levels at 90 meV above the top of the GaAs valence band. Combining with the photoluminescence results, the band structures of InAs and GaAs have been determined.  相似文献

We report about spatially resolved magneto-optical experiments on a self-assembled InGaAs quantum dot. Using electron beam lithograpy for patterning a metal shadow mask we can isolate a single dot. This allows us to study the optical response of a single dot as a function of excitation power and magnetic field. We investigate the influence of many body interaction in the emission spectra for different exciton occupation numbers of the dot. The diamagnetic/orbital shift as well as Zeeman splitting in a magnetic field can be fully resolved and are used to identify the observed emission lines. Further we report on absorption properties of the quantum dot as a function of magnetic field. We analyse in detail the phonon-assisted absorption process connected with the GaAs LO-phonon 36 meV above the single-exciton ground state.  相似文献

Exciton states in self-assembled InP/In0.49Ga0.51P quantum dots subject to magnetic fields up to 50 T are calculated. Strain and band mixing are explicitly taken into account in the single-particle models of the electronic structure, while an exact diagonalization approach is adopted to compute the exciton states. Reasonably good agreement with magneto-photoluminescence measurements on InP self-assembled quantum dots is found. As a result of the polarization and angular momentum sensitive selection rules, the exciton ground state is dark. For in-plane polarized light, the magnetic field barely affects the exciton spatial localization, and consequently the exciton oscillator strength for recombination increases only slightly with increasing field. For z polarized light, a sharp increase of the oscillator strength beyond 30 T is found which is attributed to the enhanced s character of the relevant portion of the exciton wave function.  相似文献

We explore the Coulomb binding of electrons to holes confined to type-II GaSb self-assembled quantum dots. We demonstrate that at low laser power electrons are more weakly bound to holes trapped by the dots than to holes in the wetting layer. On the other hand, at high laser power the hydrogenic binding energy of dot excitons increases by more than a factor of two, and so exceeds that of wetting layer excitons. We attribute this to the strong binding of ‘core’ electrons to dots that are highly charged with holes by optical pumping.  相似文献

The effects of thermal annealing in Si base self-assembled Ge dots have been investigated by Raman spectra and PL spectra. An obvious Raman frequency shift under different annealing temperature can be observed. There are two main effects during the annealing procession: one is the inter-diffusion of the Si and Ge quantum dots; the other is the relaxation of the elastic strain. With the calculated results, PL blue shift can be related to strain relaxation effects, and/or a general decrease of Ge content due to the Ge-Si intermixing.  相似文献

We present the first radiative lifetime measurements and magneto-photoluminescence results of excited states in InGaAs/GaAs semiconductor self-assembled quantum dots. By increasing the photo-excitation intensity, excited state interband transitions up ton= 5 can be observed in the emission spectrum. The dynamics of the interband transitions and the inter-sublevel relaxation in these zero-dimensional energy levels lead to state-filling of the lower-energy states, allowing the quasi-Fermi level to be raised by more than 200 meV due to the combined large inter-sublevel spacing and the low density of states. The decay time of each energy level obtained under various excitation conditions is used to evaluate the inter-sublevel thermalization time. Finally, the emission spectrum of the dots filled with an average of about eight excitons is measured in magnetic fields up to 13 Tesla. The dependences of the spectrum as a function of carrier density and magnetic field are compared to calculations and interpreted in terms of coherent many-exciton states and their destruction by the magnetic field.  相似文献

Based on the effective mass and parabolic one-band approximations, the differential cross-section for the intersubband electron Raman scattering process in a single and multilayered spherical quantum dots is investigated. The influence of an on-center hydrogenic impurity and geometrical parameters such as the well and barrier widths on the differential cross-section is studied. Results show that the number, the position and the magnitude of the peaks of emission spectra, considerably depend on the presence of the hydrogenic impurity as well as geometrical parameters. Results also reveal that the magnitude of the peaks significantly depend on the polarization vectors of incident and scattered lights.  相似文献

Optical anisotropy of self-assembled elliptical InP quantum dots has been investigated in terms of the polarization dependence of excitons. Although large size inhomogeneity is present, two kinds of characteristic quantum dots, which are classified into large and small quantum dots, were found in terms of the polarization anisotropy. We have confirmed that the large quantum dots are more pronounced in the polarization anisotropy, where the degree of linear polarization for the large quantum dots is significantly larger (∼60%) than that for the small ones (∼36%). The effective shape of quantum dots is also estimated by using the size dependence of oscillator strength, which is in agreement with the AFM image. We also suggest that the anisotropy of exciton oscillator strength can be modified via the dipole–dipole interaction between nearest exciton dipoles.  相似文献

We report on a new approach for positioning of self-assembled InAs quantum dots on (1 1 0) GaAs with nanometer precision. By combining self-assembly of quantum dots with molecular beam epitaxy on in situ cleaved surfaces (cleaved-edge overgrowth) we have successfully fabricated arrays of long-range ordered InAs quantum dots. Both atomic force microscopy and micro-photoluminescence measurements demonstrate the ability to control position and ordering of the quantum dots with epitaxial precision as well as size and size homogeneity. Furthermore, photoluminescence investigations on dot ensembles and on single dots confirm the high homogeneity and the excellent optical quality of the quantum dots fabricated.  相似文献
