ZnO薄膜的分子束外延生长及性能   总被引:2,自引:0,他引:2  
利用分子束外延(MBE)和氧等离子体源辅助MBE方法分别在Si(100)、GaAs(100)和蓝宝石Al2O3(0001)衬底上用Zn、ZnS或以一定Zn-O化学计量比作缓冲层,改变衬底生长温度和氧压,并在氧气氛下,进行原位退火处理,得到ZnO薄膜。依据X射线衍射(XRD)图,表明样品的结晶性能尚好,且呈c轴择优取向;实验结果表明在不同衬底上生长的ZnO薄膜,由于晶格失配度不同,其衍射峰也有区别。用原子力显微镜(AFM)观测薄膜的表面形貌,为晶粒尺寸约几十纳米的ZnO纳米晶,且ZnO晶粒呈六边形柱状垂直于衬底的表面。采用掠入射X射线反射率法测膜厚。在360nm激发下,样品的发光光谱是峰值为410,510nm的双峰谱,是与样品表面氧缺陷有关的深能级发光。  相似文献

研究了空气退火对于激光分子束外延(L-MBE)法制备的ZnO薄膜光学及结构特性的影响,报道了采用小角度X射线分析(GIXA)技术对于ZnO薄膜退火前后的表面及界面状况的定量分析结果.RHEED衍射图样表明,薄膜经过380℃及600℃原位退火后,其表面仍然较为粗糙.而XRD在面(in-plane)Φ扫描结果显示出经过800℃空气退火之后,薄膜具有更好的外延取向性.GIXA分析结果表明,800℃退火后ZnO薄膜的表面方均根粗糙度从退火前的1.13 nm下降为0.37 nm;同时ZnO/Al2O3界面粗糙度从2.10 nm上升为2.59 nm.ZnO室温PL结果显示,退火后薄膜紫外近带边发光强度比退火前增大了40倍,并出现了源于电子-空穴等离子体(EHP)复合的N带受激发射峰,激发阈值约为200 kW/cm2.  相似文献

ZnO外延膜与蓝宝石衬底的取向偏差及其弯曲变形   总被引:1,自引:1,他引:0  
采用常压MOCVD方法在Al2O3(00.1)衬底上生长出了高质量ZnO单晶薄膜。由ZnO(00.2)面和Al2O3(00.6)面及ZnO(10.2)面和Al2O3(11.6)面X射线双晶(w/2θ衍射曲线的相对峰位,得到ZnO外延膜的晶格常数及外延层和衬底间的取向差异角。结果表明外延层和衬底在应力作用下产生了取向差和晶格畸变,并且取向倾斜方向与衬底的切割倾角方向一致;高温直接生长的样品的取向差比有低温缓冲层样品更大,晶格畸变也更严重。高温直接生长的样品弯曲半径小而应力更大;实验测量的应力值和理论计算的热应力值之间存在差异,原因主要是晶格失配应力的存在。有缓冲层的样品由于能更好地弛豫晶格失配引入的应力,热应力所占整个残余应力的比例相对更大。  相似文献

构建了一个ZnO沉积在α-Al2O3(0001)表面生长初期的模型,采用基于密度泛函理论的平面波超软赝势法进行了动力学模拟.发现在400,600和800℃的条件下界面原子有不同的扩散能力,因此温度对ZnO/α-Al2O3(0001)表面界面结构以及ZnO薄膜生长初期模式有决定性的影响.在整个ZnO吸附生长过程中,O原子的扩散系数大于Zn原子的扩散系数,O原子的层间扩散对薄膜的均匀生长起着重要作用.进一步从理论计算上证实了ZnO在蓝宝石(0001)上两种生长模式的存在,400℃左右生长模式主要是Zn螺旋扭曲生长,具有Zn六角平面对称特征,且有利于Zn原子位于最外表面.600℃左右呈现为比较规则的层状生长,且有利于O原子位于最外表面.模拟观察到在ZnO薄膜临近Al2O3基片表面处,Zn的空位缺陷明显多于O的空位缺陷.  相似文献

MOCVD法生长ZnO薄膜的结构及光学特性   总被引:7,自引:2,他引:5  
采用MOCVD方法在c Al2 O3衬底上生长出了具有单一c轴取向的ZnO薄膜 ,采用X射线衍射 (XRD)、Raman散射、X射线光电子能谱 (XPS)及光致发光 (PL)谱等方法对ZnO薄膜的结构及光学特性进行分析测试。XRD分析只观察到ZnO薄膜 (0 0 0 2 )衍射峰 ,其FWHM数值为 0 1 84°。Raman散射谱中 ,4 35 32cm- 1 处喇曼峰为ZnO的E2 (high)振动模 ,A1 (LO)振动模位于 5 75 32cm- 1 处。XPS分析表明 :ZnO薄膜表面易吸附游离态氧 ,刻蚀后ZnO薄膜O1s光电子能谱峰位于 5 30 2eV ,更接近Zn—O键中O1s电子结合能 (5 30 4eV)。PL谱中 ,在3 2 8eV处观察到了自由激子发射峰 ,而深能级跃迁峰位于 2 5 5eV ,二者峰强比值为 4 0∶1 ,表明生长的ZnO薄膜具有较高的光学质量  相似文献

利用同步辐射光电子能谱(SRPES)和X射线光电子能谱(XPS)技术,系统研究了室温下Fe/ZnO界面形成过程中Fe薄膜与氧结尾的ZnO(000 1 )衬底之间的相互作用,结果显示初始沉积的Fe明显被表面氧氧化为Fe2+离子,在Fe覆盖度为0—3 nm的范围内,分别观察到与界面电荷传输、化学反应以及薄膜磁性相关的三个有意义的临界厚度,这一结果将有助于基于Fe/ZnO界面的相关器件的设计和研发. 关键词: Fe/ZnO 界面作用 同步辐射光电子能谱 X射线光电子能谱  相似文献

在SiO2/Si衬底上面,利用射频磁控溅射方法,在不同的工艺条件下生长ZnO薄膜,然后进行热处理(600~1000℃退火).研究了氩氧比和退火温度对薄膜结晶性能的影响.薄膜的表面结构和晶体特性通过扫描电子显微镜(SEM)、X射线衍射(XRD)来进行表征.结果表明:所制备的薄膜为多晶纤锌矿结构,具有垂直于衬底的c轴(002)方向的择优取向性.热处理可使ZnO(002)衍射峰相对强度增强,半峰全宽(FWHM)变小,即退火使c轴生长的薄膜取向性增强.未经退火的ZnO薄膜存在张应力,经过热处理后应力发生改变,最后变成压应力,并且随着退火温度的升高,压应力逐渐增大.  相似文献

利用GCR-170型脉冲激光器Nd:YAG的三次谐波(355nm),以蓝宝石Al2O3(0001)为衬底,在不同温度下采用脉冲激光沉积法制备了ZnO薄膜.通过原子力显微镜、Raman谱、光致发光谱、红外透射谱、霍尔效应和表面粗糙度分析仪对制备的ZnO薄膜进行了测试.分析了在不同衬底温度下薄膜的表面形貌、光学特性,同时进行了薄膜结构和厚度的测试.研究表明:衬底温度对ZnO薄膜的表面形貌、光学特性、结构特性都是重要的工艺参量,尤其在500℃时沉积的ZnO薄膜致密均匀,并表现出较强的紫外发射峰.  相似文献

通过热氧化氟化锌(ZnF2)薄膜的方法制备出氟掺杂的多晶ZnO薄膜,ZnF2薄膜是利用电子束蒸发方法沉积在Si(100)衬底得到的。利用X射线衍射和X射线电子能谱研究了ZnF2薄膜向ZnO的转变过程。实验结果表明,在400℃退火30min的条件下能够获得六方纤锌矿结构的ZnO:F薄膜。对ZnO:F薄膜的室温光致发光谱可以观察到位于379nm、半峰全宽为73meV的紫外发射峰,而相应于缺陷的深能级发射则完全猝灭。表明ZnO中残留的F能够有效地增强激子的发光,同时使缺陷发光强度明显降低。对F掺杂对ZnO的发光性能的影响进行了讨论。  相似文献

Synthesis of ZnAl2O4/α-Al2O3 complex substrates and growth of GaN films   总被引:1,自引:0,他引:1  
With the solid phase reaction between pulsed-laser-deposited (PLD) ZnOfilm and α-Al2O3 substrate, ZnAl2O4/α-Al2O3 complex substrates were synthesized. X-ray diffraction (XRD) spectra show that as the reaction proceeds, ZnAl2O4 changes from the initial (111)-oriented single crystal to poly-crystal, and then to inadequate (111) orientation. Corresponding scanning electron microscope (SEM)images indicate that the surface morphology of ZnAl2O4 transforms from uniform islands to stick structures, and then to bulgy-line structures. In addition, XRDspectra present that ZnAl2O4 prepared at low temperature is unstable at the environment of higher temperature. On the as-obtained ZnAl2O4/α-Al2O3 substrates, GaN films were grown without any nitride buffer using light-radiation heating low-pressure MOCVD (LRH-LP-MOCVD). XRD spectra indicate that GaN film on this kind of complex substrate changes from c-axis single crystal to poly-crystal as ZnAl2O4 layer is thickened. For the single crystal GaN, its full width at half maximum (FWHM) of X-ray rocking curve is 0.4°. Results indicate that islands on thin ZnAl2O4 layer can promote nucleation at initial stage of GaN growth, which leadsto the (0001)-oriented GaN film.  相似文献

Layer by layer growth of ZnO epilayers on (0001) Al2O3 substrates is achieved by radical-source molecular beam epitaxy. A thin MgO buffer, followed by a low-temperature ZnO buffer was used in order to accommodate the lattice mismatch between ZnO and sapphire. Reflection high-energy electron diffraction intensity was employed for the optimization of the ZnO growth. The surface morphology of the samples was studied with atomic force microscopy. Investigation of the nature of the influence of the MgO buffer layer on the formation of ZnO on sapphire substrate was carried out using Transmission Electron Microscopy. For the first time it was shown that a thin spinel (magnesium aluminum oxide) layer is formed on the interface of the sapphire substrate and MgO buffer layer leading to the crystalline quality improvement of the ZnO main layer. X-Ray diffractometry measurements of the obtained ZnO layers show excellent quality of the single crystalline ZnO heteroepitaxially grown on sapphire. The crystalline quality of the ZnO layers is even better than that of our previously reported layers grown employing hydrogen peroxide as an oxidant. The full width at half maximum of the XRD (0002) rocking curve is as low as 25 arc s. The influence of growth parameters (Zn/O flux ratio, temperature, etc.) on the structural properties as well as on the surface morphology of the zinc oxide layers on sapphire is investigated and discussed.  相似文献

2 cm diameter hydrothermal ZnO crystals were grown and then made into substrates using both mechanical and chemical-mechanical polishing (CMP). CMP polishing showed superior results with an (0002) Ω scan full width half maximum (FWHM) of 67 arcsec and an root mean square (RMS) roughness of 2 Å. In comparison, commercial melt-grown substrates exhibited broader X-ray diffraction (XRD) linewidths with evidence of sub-surface crystal damage due to polishing, including a downward shift of c-lattice parameter. Secondary ion mass spectroscopy revealed strong Li, Fe, Co, Al and Si contamination in the hydrothermal crystals as opposed to the melt-grown substrates, for which glow discharge mass spectroscopy studies had reported high levels of Pb, Fe, Cd and Si. Low temperature photoluminescence (PL) studies indicated that the hydrothermal crystal had high defect and/or impurity concentrations compared with the melt-grown substrate. The dominant bound exciton for the melt-grown substrate was indexed to Al. ZnO films were grown using pulsed laser deposition. The melt-grown substrates gave superior results with XRD (0002) Ω and 2θ/Ω WHM of 124 and 34 arcsec, respectively. Atomic force microscope measurements indicated a low RMS roughness (1.9 nm) as confirmed by fringes in the XRD 2θ/Ω scan. It was suggested that the improvement in XRD response relative to the substrate might be due to “healing” of sub-surface polishing damage due to the elevated Ts used for the growth. Indeed the c-lattice parameter for the homoepitaxial layer on the melt-grown substrate had become that which would be expected for strain-free ZnO. Furthermore, the stability of the PL peak positions relative to bulk ZnO, confirmed that the films appear practically strain free.  相似文献

用溶胶凝胶法在SiO2 基片上提拉制备了掺Er3 + ∶Al2 O3 光学薄膜。采用扫描电子显微镜、原子力显微镜、差热热重分析仪、X射线衍射仪研究了掺Er3 + ∶Al2 O3 光学薄膜的形貌和结构特性。在 90 0℃烧结后 ,SiO2 基片上提拉 15次形成厚度 8μm掺摩尔比 0 .0 1Er3 + 的面心立方结构γ Al2 O3 薄膜具有明显 (110 )择优取向 ,掺摩尔比 0 .0 1Er3 + 对γ Al2 O3 的晶体结构和结晶生长过程未产生显著影响。薄膜具有均匀多孔结构 ,平均粒径为 30~ 10 0nm ,平均孔径为 5 0~ 10 0nm ,表面起伏度为 10~ 2 0nm。掺摩尔比 0 .0 1Er3 + ∶γ Al2 O3 薄膜 ,获得了中心波长为1.5 34μm(半峰全宽为 36nm)的光致发光谱。  相似文献

对α-Al2O3(0001)晶体表层三种不同终止原子结构的计算模型, 在三维周期边界条件下 的κ空间中,采用超软赝势平面波函数描述多电子体系.应用基于密度泛函理论的局域密度 近似,计算了不同表层结构的体系能量,表明最表层终止原子为单层Al的表面结构最稳定. 对由10个原子组成的菱形原胞进行了结构优化,得到晶胞参数值(a0=0.48178n m)与实验 报道值误差小于1.3%.进一步计算了超晶胞(2×2)表面弛豫,弛豫后原第2层O原子层成为最 表层; 对不同表层O,Al原子最外层电子进行了布居分析,表面电子有更大的概率被定域在 O原子的周围,表面明显地表现出O原子的电子表面态. 关键词: 2O3(0001)')" href="#">α-Al2O3(0001) 超软赝势 表面结构 表面态  相似文献

Polycrystalline GaN thin films have been deposited epitaxially on a ZnO-buffered (111)-oriented Si substrate by molecular beam epitaxy. The microstructural and compositional characteristics of the films were studied by analytical transmission electron microscopy (TEM). A SiO(2) amorphous layer about 3.5 nm in thickness between the Si/ZnO interface has been identified by means of spatially resolved electron energy loss spectroscopy. Cross-sectional and plan-view TEM investigations reveal (GaN/ZnO/SiO(2)/Si) layers exhibiting definite a crystallographic relationship: [111](Si)//[111](ZnO)//[0001](GaN) along the epitaxy direction. GaN films are polycrystalline with nanoscale grains ( approximately 100 nm in size) grown along [0001] direction with about 20 degrees between the (1l00) planes of adjacent grains. A three-dimensional growth mode for the buffer layer and the film is proposed to explain the formation of the as-grown polycrystalline GaN films and the functionality of the buffer layer.  相似文献

In this paper ZnO films are grown on GaAs/Al2O3 substrates at different temperature by metal-organic chemical vapor deposition (MOCVD). The GaAs/Al2O3 substrates are formed by depositing GaAs layer (∼35 nm) on the Al2O3 substrate. The results of X-ray photoelectron spectroscopy (XPS) and X-ray diffraction (XRD) demonstrate that most of the Ga and As atoms form Ga-As bond and the GaAs layer does not present any orientation. The characters of the ZnO films grown on GaAs/Al2O3 substrates are investigated by XRD, photoluminescence (PL), atomic force microscopy (AFM) and Raman scattering. Compared with ZnO film grown on Al2O3 substrate, ZnO film prepared by our fabrication scheme has good crystal and optical quality. Meanwhile its grain size becomes bigger according to the AFM image. Raman analysis indicates that the intrinsic defects and the in-plane tensile stress are obviously reduced in ZnO/GaAs/Al2O3 samples.  相似文献
