High-k ytterbium oxide (Yb2O3) gate dielectrics were deposited on Si substrate by reactive sputtering. The structural features of these films after postdeposition annealing treatment were studied by X-ray diffraction and X-ray photoelectron spectroscopy. It is found that the Yb2O3 gate dielectrics annealed at 700 °C exhibit a larger capacitance value, a lower frequency dispersion and a smaller hysteresis voltage in C-V curves compared with other annealing temperatures. They also show negligible charge trapping under high constant voltage stress. This phenomenon is mainly attributed to the decrease in the amorphous silica thickness.  相似文献

This study mainly shows that in the Fe66Pd30Rh4 (at%) alloys, the L10 phase plays an important role in magnetostriction due to the interplay of L10 martensitic twins with magnetic domains. The L10 martensitic twin structure exhibits a strong magnetocrystalline anisotropy energy constant (Ku=1.27-2.84×106 (ergs/cm3)) along the tetragonal c axis direction. In addition, the L10 tetragonal martensitic twin structure shows both a perfect shape memory and a reversible shape memory effect; therefore, it is expected to be applicable in magneto-mechanical applications (such as microactuators or springs). However, in this study, we discover that solution treatment (ST) and aging heat treatments of Fe66Pd30Rh4 ferromagnetic shape memory alloys influence the behavior of the martensitic transition, which is associated with the change in magnetic properties. The process of a thermoelastic L10+L1m twin phase decomposition→non-thermoelastic L10+L1m+αbct structure in Fe66Pd30Rh4 alloys during solution treatment and aging at 400-550 °C for various times is studied by scanning electron microscopy (SEM), transmission electron microscopy (TEM), and X-ray diffraction (XRD). The relation of phase separation morphology to the magnetic property change is examined with a superconducting quantum interference device (SQUID) magnetometer, and magnetostriction measurement is performed with a strain gage method and magnetostrictive meter setup. The results indicate that the process of martensitic transformation during aging leads to an increase in coercivity and a decrease in magnetostriction, simultaneously.  相似文献

Er3+ doped and Yb3+/Er3+ co-doped Y4Al2O9 phosphors are prepared by the sol-gel method. The effect of dopant concentration on the structure and up-conversion properties is investigated by X-ray diffraction (XRD) and photoluminescence, respectively. XRD pattern indicates that the sample structure belongs to monoclinic. Under 980 nm excitation, the green and red up-conversion emissions are observed and the emission intensities depended on the Yb3+ ion concentration. The green up-conversion emissions decrease with the increase of Yb3+ concentration, while red emission increases as Yb3+ concentration increases from 0 to 8 at% and then decreases at high Yb3+ concentration. The mechanisms of the up-conversion emissions are discussed and results shows that in Er3+ and Yb3+/Er3+ co-doped system, cross-relaxation (CR) and energy transfer (ET) processes play an important role for the green and red up-conversion emissions.  相似文献

Fe2O3/Al2O3 catalysts were prepared by solid state reaction method using α-Fe2O3 and γ-Al2O3 nano powders. The microstructure and surface properties of the catalyst were studied using positron lifetime and coincidence Doppler broadening annihilation radiation measurements. The positron lifetime spectrum shows four components. The two long lifetimes τ3 and τ4 are attributed to positronium annihilation in two types of pores distributed inside Al2O3 grain and between the grains, respectively. With increasing Fe2O3 content from 3 wt% to 40 wt%, the lifetime τ3 keeps nearly unchanged, while the longest lifetime τ4 shows decrease from 96 ns to 64 ns. Its intensity decreases drastically from 24% to less than 8%. The Doppler broadening S parameter shows also a continuous decrease. Further analysis of the Doppler broadening spectra reveals a decrease in the p-Ps intensity with increasing Fe2O3 content, which rules out the possibility of spin-conversion of positronium. Therefore the decrease of τ4 is most probably due to the chemical quenching reaction of positronium with Fe ions on the surface of the large pores.  相似文献

The diamond abrasive particles were coated with the TiO2/Al2O3 film by the sol-gel technique. Compared with the uncoated diamonds, the TiO2/Al2O3 film was excellent material for the protection of the diamonds. The results showed that the incipient oxidation temperature of the TiO2/Al2O3 film coated diamonds in air atmosphere was 775 °C, which was higher 175 °C than that of the uncoated diamonds. And the coated diamonds also had better the diamond's single particle compressive strength and the impact toughness than that of uncoated diamonds after sintering at 750 °C. For the vitrified bond grinding wheels, replacing the uncoated diamonds with the TiO2/Al2O3 film coated diamonds, the volume expansion of the grinding wheels decreased from 6.2% to 3.4%, the porosity decreased from 35.7% to 25.7%, the hardness increased from 61.2HRC to 66.5HRC and the grinding ratio of the vitrified bond grinding wheels to carbide alloy (YG8) increased from 11.5 to 19.1.  相似文献

Optical absorption and luminescence spectra of ytterbium and terbium codoped BaB2O4 (β-BBO and α-BBO) crystals grown in different conditions have been studied. Low-temperature absorption peaks were observed in all samples. Features related to rare earth ions were observed in absorption and luminescence spectra. Absorption and emission in the range 860-1000 nm are caused by 2F5/22F7/2 transitions in Yb3+ ions. Emission peaks at 500, 550, 590 and 630 nm correspond to 5D47F6, 7F5, 7F4, and 7F3 transitions of Tb3+ ions, respectively. The probable reasons of variations in spectroscopic features related to Yb in BBO host are discussed. It has been shown that the replacement of Ва2+ by Yb3+ in the lattice of ВаВ2О4 results in the decrease in the symmetry of oxygen surrounding of Yb3+.  相似文献

We report the group delay dispersion of Yb3+:YAl3(BO3)4 (Yb:YAB) crystal measured by a white-light interferometer, and compare with that calculated from the Sellmeier formulae provided by the crystal supplier, over the wavelength range from 1000 nm to 1080 nm. The data should be useful for the dispersion compensation for femtosecond pulse generation in Yb:YAB lasers.  相似文献

Alkaline hexafluorostantanate red phosphors Na2SnF6:Mn4+ and Cs2SnF6:Mn4+ are synthesized by chemical reaction in HF/NaMnO4 (CsMnO4)/H2O2/H2O mixed solutions immersed with tin metal. X-ray diffraction patterns suggest that the synthesized phosphors have a tetragonal symmetry with the space group D4h14 (Na2SnF6:Mn4+) and a trigonal symmetry with the space group D3d3 (Cs2SnF6:Mn4+). Photoluminescence (PL) analysis, PL excitation (PLE) spectroscopy, and the Raman scattering techniques are used to investigate the optical properties of the phosphors. The Franck-Condon analysis of the PLE data yields the Mn4+-related optical transitions to occur at ∼2.39 and ∼2.38 eV (4A2g4T2g) and at ∼2.83 and ∼2.76 eV (4A2g4T1g) for Na2SnF6:Mn4+ and Cs2SnF6:Mn4+, respectively. The crystal field parameters (Dq) of the Mn4+ ions in the Na2SnF6 and Cs2SnF6 hosts are determined to be ∼1930 and ∼1920 cm−1, respectively. Temperature-dependent PL measurements are performed from 20 to 440 K in steps of 10 K, and the obtained results are interpreted by taking into account the Bose-Einstein occupation factor. Comprehensive discussion is given on the phosphorescent properties of a family of Mn4+-activated alkaline hexafluoride salts.  相似文献

The impact of the ZrO2/La2O3 film thickness ratio and the post deposition annealing in the temperature range between 400 °C and 600 °C on the electrical properties of ultrathin ZrO2/La2O3 high-k dielectrics grown by atomic layer deposition on (1 0 0) germanium is investigated. As-deposited stacks have a relative dielectric constant of 24 which is increased to a value of 35 after annealing at 500 °C due to the stabilization of tetragonal/cubic ZrO2 phases. This effect depends on the absolute thickness of ZrO2 within the dielectric stack and is limited due to possible interfacial reactions at the oxide/Ge interface. We show that adequate processing leads to very high-k dielectrics with EOT values below 1 nm, leakage current densities in the range of 0.01 A/cm2, and interface trap densities in the range of 2-5 × 1012 eV−1 cm−2.  相似文献

Thin Er3+, Yb3+ co-doped Y2O3 films were grown on (1 0 0) YAG substrates by pulsed laser deposition. Ceramic targets having different active ion concentration were used for ablation. The influence of the rare-earth content and oxygen pressure applied during the deposition on the structural, morphological and optical properties of the films were investigated. The films deposited at the lower pressure, 1 Pa, and at 1/10 Er to Yb doping ratio are highly textured along the (1 1 1) direction of the Y2O3 cubic phase. In addition to the crystalline structure, these films possess smoother surface compared to those prepared at the higher pressure, 10 Pa. All other films are polycrystalline, consisting of cubic and monoclinic phases of Y2O3. The rougher surface of the films produced at the higher-pressure leads to higher scattering losses and different behavior of the reflectivity spectra. Optical anisotropy in the films of less than 0.004 was measured regardless of the monoclinic structure obtained. Waveguide losses of about 1 dB/cm at 633 nm were obtained for the films produced at the lower oxygen pressure.  相似文献

Double clad large core Yb2O3 doped fibres with core diameter up to 20 μm have been fabricated by the solution doping technique through deposition of multiple porous core layers. The process parameters have been optimized with respect to the uniform doping of Al2O3 and Yb2O3 within the large core preform through soaking of the deposited multiple porous layers of fixed SiO2-P2O5 composition with an alcoholic solution of a mixture of suitable strength of AlCl3·6H2O and YbCl3·6H2O to get the desired low NA around 0.09-0.11. The most critical parameters associated in this process are the deposition temperature with respect to uniform deposition of un-sintered layers of equal thickness with suitable porosity, viscosity of the soaking solution, pre-sintering temperature, proper mixing of the inlet gas mixture as well as proper drying of the thick porous layer after solution soaking process. This investigation will be very useful for development of large core Yb2O3 doped laser fibre technology.  相似文献

The magnetic properties of R2Ru2O7 pyrochlore compounds (R=Yb, Dy) were studied using specific heat down to 0.4 K and bulk magnetic measurements. These two rare-earth elements were chosen to demonstrate the effect of Ru-R exchange interaction on R magnetic sublattice, in two cases of anisotropy: axial in Dy and planar in Yb. Dy2Ru2O7 undergoes a second order transition to a fully ordered state at 1.85 K with no signs of the spin-ice state. In Yb2Ru2O7 the Yb sublattice orders gradually around 8 K due to the Ru molecular field and no further transition is observed down to 0.4 K. Including the Ru molecular field at the R site in calculations based on crystal field parameters known from titanates R2Ti2O7, allowed us to interpret experimental data.  相似文献

We produced dielectric stacks composed of ALD SiO2 and ALD Al2O3, such as SiO2/Al2O3, Al2O3/SiO2, and SiO2/Al2O3/SiO2, and measured the leakage currents through the stacks in comparison with those of the single oxide layers. SiO2/Al2O3 shows lowest leakage current for negative bias region below 6.4 V, and Al2O3/SiO2 showed highest current under negative biases below 4.5 V. Two distinct electron conduction regimes are observed for Al2O3 and SiO2/Al2O3. Poole-Frenkel emission is dominant at the high-voltage regime for both dielectrics, whereas the direct tunneling through the dielectric is dominant at the low-voltage regime. The calculated transition voltage between two regimes for SiO2 (6.5 nm)/Al2O3 (12.6 nm) is −6.4 V, which agrees well with the experimental observation (−6.1 V). For the same EOT of entire dielectric stack, the transition voltage between two regimes decreases with thinner SiO2 layer.  相似文献

We have investigated the optical properties of sol-gel thin films of tin dioxide (SnO2) codoped with Er3+-Yb3+ as a function of Yb3+ concentration. The Judd-Ofelt model has been applied to absorption intensities of Er3+ (4f11) transitions to establish the so-called Judd-Ofelt intensity parameters: Ω2, Ω4, Ω6. Various spectroscopic parameters were obtained to evaluate their dependence and the potential of the samples as a laser material in the eye-safe laser wavelength (1.53 μm) as a function of Yb3+ concentration. An amelioration of the quality factor Ω4/Ω6 was found with Yb content. Both the IR photoluminescence (PL) intensity and the up-conversion emission, from Er3+ ion in SnO2, were found to increase with Yb concentration. We show that the Yb3+ ion acts as sensitizer for Er3+ ion and contributes largely to the improvement of the spectroscopic properties of SnO2:Er. The mechanism of up-conversion emission is discussed and a model is proposed. The results showed that sol-gel SnO2 is promising gain media for developing the solid-state 1.5 μm optical amplifiers and tunable up-conversion lasers.  相似文献

In this paper we report the combustion synthesis of trivalent rare-earth (RE3+ = Dy, Eu and Ce) activated Sr4Al2O7 phosphor. The prepared phosphors were characterized by the X-ray powder diffraction (XRD) and photoluminescence (PL) techniques. Photoluminescence emission peaks of Sr4Al2O7:Dy3+ phosphor at 474 nm and 578 nm in the blue and yellow region of the spectrum. The prepared Eu3+ doped phosphors were excited by 395 nm then we found that the characteristics emission of europium ions at 615 nm (5D0?7F2) and 592 nm (5D0?7F1). Photoluminescence (PL) peaks situated at wavelengths of 363 and 378 nm in the UV region under excitation at around 326 nm in the Sr4Al2O7:Ce3+ phosphor.  相似文献

Silver antimony selenide (AgSbSe2) thin films were prepared by heating sequentially deposited multilayers of antimony sulphide (Sb2S3), silver selenide (Ag2Se), selenium (Se) and silver (Ag). Sb2S3 thin film was prepared from a chemical bath containing SbCl3 and Na2S2O3, Ag2Se from a solution containing AgNO3 and Na2SeSO3 and Se thin films from an acidified solution of Na2SeSO3, at room temperature on glass substrates. Ag thin film was deposited by thermal evaporation. The annealing temperature was 350 °C in vacuum (10−3 Torr) for 1 h. X-ray diffraction analysis showed that the thin films formed were polycrystalline AgSbSe2 or AgSb(S,Se)2 depending on selenium content in the precursor films. Morphology and elemental analysis of these films were done using scanning electron microscopy and energy dispersive X-ray spectroscopy. Optical band gap was evaluated from the UV-visible absorption spectra of these films. Electrical characterizations were done using Hall effect and photocurrent measurements. A photovoltaic structure: glass/ITO/CdS/AgSbSe2/Al was formed, in which CdS was deposited by chemical bath deposition. J-V characteristics of this structure showed Voc = 435 mV and Jsc = 0.08 mA/cm2 under illumination using a tungsten halogen lamp. Preparation of a photovoltaic structure using AgSbSe2 as an absorber material by a non-toxic selenization process is achieved.  相似文献

Gd-doped SnO2 nanoparticles were chemically prepared doping 0-12.5% Gd into SnO2 and calcined at 600 °C. X-ray diffraction and Fourier transformed infrared spectroscopy measurements show the formation of single phase of Sn1−xGdxO2 up to x=0.0625 while at x=0.125, an additional secondary phase of tetragonal GdO2 (not cubic Gd2O3) is detected. The transmission electron microscopy studies show that the individual particles are single crystalline with an average size in the range of 10-12 nm. Magnetization measurements show the absence of ferromagnetic and antiferromagnetic ordering in all samples; however surface spin effects and enhanced Gd-O-Gd interactions are proposed to account for the observed magnetic properties of the samples.  相似文献

The promotion of sulfur oxides on the selective catalytic reduction (SCR) of NO by hydrocarbons in the presence of a low concentration of sulfur oxides over Ag/Al2O3 has been investigated by a flow reaction test and in situ infrared spectroscopy. When the C3H6 (or C10H22) + NO + O2 feed-flow reaction was tested, maximum NO reduction was below 30% over fresh Ag/Al2O3. After the addition of SO2 to the feed flow, conversion increased slightly. Conversion increased further after SO2 was cut-off from the feed flow. This demonstrated that the increase in NO reduction activity of the catalyst was related to SOx adsorbed on the catalyst. SOx adsorbed on the catalytic surface (1375 cm−1) was detected by IR spectroscopy and was stable within the temperature range. NCO species, as an intermediate in NO reduction, on SOx-adsorbed Ag/Al2O3 in a C3H6 + NO + O2 feed flow was observed in in situ IR spectra during the elevation of the reaction temperature from 473 to 673 K, while it was only observed at 673 K on fresh Ag/Al2O3 under the same experimental conditions. We suggest that SOx in low concentrations depressed the combustion of reductants by contaminating hydrocarbon combustion active sites on the catalyst, resulting in an increase in NO reduction efficiency of the reductants.  相似文献
