用直流反应溅射方法在硅衬底上淀积了ZnO薄膜,测量它们的光致发光(PL)光谱,观察到两个发光峰,峰值能量分别为3.18(紫外峰,UV)和2.38eV(绿峰).样品用不同温度分别在氧气、氮气和空气中热处理后,测量了PL光谱中绿峰和紫外峰强度随热处理温度和气氛的变化,同时比较了用FP-LMT方法计算的ZnO中几种本征缺陷的能级位置.根据实验和能级计算的结果,推测出ZnO薄膜中的紫外峰与ZnO带边激子跃迁有关,而绿色发光主要来源于导带底到氧错位缺陷(OZn)能级的跃迁,而不是通常认为的氧空 关键词: ZnO薄膜 热处理 光致发光光谱 缺陷能级  相似文献

本文通过分析A面(11-20)ZnO薄膜的低温PL(光致发光)光谱偏振特性来研究ZnO光致发光谱中杂质峰的来源。低温(4 K)下观察到476、479 nm两处新的杂质峰以及390 nm处激子峰,根据两个杂质峰的偏振特性,初步判定476nm峰来源于氧空位能级到价带轻空穴的跃迁,479 nm峰来源于氧空位价带重空穴的跃迁。  相似文献

通过低温光致发光(PL)谱研究氢化对ZnO发光性质的影响。氢通过一个直流等离子体发生装置引入到ZnO晶体。研究发现氢的引入影响了束缚激子的相对发光强度,特别是I4峰(3.363eV)的强度增加和3.366eV峰出现。比较未氢化样品,氢化样品PL谱显示不同的温度依赖。  相似文献

用分子束外延设备插入缓冲层在c面蓝宝石上生长得到高质量ZnO和BeZnO薄膜。XRD测试显示薄膜具有六方结构和c轴取向,并具有良好的晶体质量,其中ZnO薄膜的半高宽仅为108 arcsec,BexZn1-xO薄膜的半高宽小于600 arcsec。对ZnO和BeZnO薄膜的拉曼光谱进行对比研究发现,随着Be元素的掺入,A1(LO)、A1(2LO)声子模频率往大波数方向移动,并且首次发现了与Be元素掺杂有关的局域振动模。利用变温光致发光光谱研究了薄膜的发光性质,结果显示ZnO薄膜室温光致发光只出现一个紫外发发光峰(378 nm),而低温光谱(80 K)则出现了很强的自由激子发光峰。随着温度的升高,束缚激子发光逐渐湮灭向自由激子发光转变,并且峰值位置红移。相对于ZnO薄膜,BeZnO薄膜的紫外发光主峰位置蓝移,并且由于Be元素的掺入导致薄膜晶体质量下降,在低温(80 K)光致发光光谱中没有出现强的自由激子发光峰。另外,在低温光致发光及拉曼光谱中,主峰位置在100~200 K之间有局部最大值,推测为由于合金晶格热膨胀系数失配而引起的应力效应。  相似文献

磁控溅射制备ZnO薄膜的结构及发光特性研究   总被引:2,自引:0,他引:2  
采用射频反应磁控溅射法在玻璃衬底上制备出具有C轴高择优取向的ZnO薄膜,利用X射线衍射、扫描探针显微镜及荧光分光光度法研究了生长温度对ZnO薄膜微观结构及光致发光特性的影响.结果表明,合适的衬底温度有利于提高ZnO薄膜的结晶质量;在室温下测量样品的光致发光谱(PL),观察到波长位于400 nm左右的紫光、446 nm左右的蓝色发光峰及502 nm左右微弱的绿光峰,随衬底温度升高,样品的PL谱中紫光及蓝光强度逐渐增大,同时,绿光峰的强度也表现出一定程度的增强.经分析得出紫光应是激子发光所致,而锌填隙则是引起蓝光发射的主要原因,502 nm左右的绿光峰应该是氧的深能级缺陷造成的.此外,还测量了样品的吸收谱,并结合样品吸收谱的拟合结果对光致发光机理的分析作了进一步的验证.  相似文献

不同的实验条件下制备的多孔硅的光致发光(PL)特性是不同的,这是许多研究产生分歧的主要原因。对比分析了阳极氧化电流密度、阳极氧化时间、溶液浓度以及自然氧化时间对多孔硅光致发光光谱的影响。认为在一定的范围内,多孔硅的发光峰位会随电流密度的增大而蓝移,要获得较强的发光,需要选择合适的电流密度;随着腐蚀时间的延长,多孔硅的发光峰位也发生蓝移。当HF酸的浓度较小时,峰位随浓度的增大表现为向低能移动;而当HF酸的浓度较大时,峰位随浓度的增大则表现为移向高能。多孔硅在空气中自然氧化,其发光峰位发生蓝移,而发射强度随放置时间的延长而降低。并用量子限制模型和发光中心模型对实验结果进行解释。  相似文献

报道了具有特殊界面结构(界面包含三个Zn—Te或Te—Zn化学键)的非掺杂ZnSe/BeTe II 型量子阱在低温(5—10 K)条件下的空间间接光致发光(PL)光谱的实验结果. PL光谱显示了一个较弱的双峰结构和较低的线性偏振度,并且这两个峰的线性偏振度相反. 此外,这个PL光谱也强烈地依赖于一个外加电场的变化. 这些结果表明样品的两个发光峰是分别来自两个界面的发光跃迁,并且特殊界面结构降低了空间间接PL的发光效率和线性偏振性,以及界面附近的内秉电场. 随着激发强度的增加,PL谱的高能端发光峰显示了一个 关键词: Ⅱ型量子阱 光致发光 界面结构  相似文献

用射频磁控溅射法在蓝宝石衬底上制备出ZnO薄膜,通过X射线衍射(XRD)、扫描电镜(SEM)和光致发光(PL)谱等研究了退火温度对ZnO薄膜结构和光学性质的影响。测量结果显示,所制备的ZnO薄膜为六角纤锌矿结构,具有沿c轴的择优取向;随着退火温度的升高,(002)XRD峰强度和平均晶粒尺寸增大,(002)XRD峰半高宽(FWHM)减小,光致发光紫外峰强度增强。结果证明,用射频磁控溅射法通过适当控制退火温度可得到高质量ZnO薄膜。  相似文献

用等离子体增强化学汽相淀积法系统制备了发光纳米硅(nc-Si∶H)薄膜.讨论了晶粒尺寸和表面结构对光致发光(PL)谱的影响.用量子限制-发光中心模型解释了nc-Si∶H的PL.研究了PL谱的温度特性.温度从10K上升到250K,PL峰值红移了54meV,且PL强度衰减了两个数量级. 关键词:  相似文献

用射频磁控反应溅射法在二氧化硅衬底上制备ZnO薄膜。得到了在不同温度下ZnO薄膜的吸收与光致发光。观测到了纵光学波 (LO)声子吸收峰与自由激子吸收峰 ;室温 (30 0K)下 ,PL谱中仅有自由激子发光峰。这些结果证实了ZnO薄膜具有较高的质量。探讨了变温ZnO薄膜的发光特性。研究了ZnO薄膜的受激发射特性。  相似文献

The Zinc oxide (ZnO) microcrystal is formed out of irradiated powder sample by a continuous-wave 532-nm laser with a high power of about 200 mW, and the microcrystal formation process is monitored by in situ Raman spectroscopy simultaneously. Scanning electron microscope image shows that multi-shaped ZnO microcrystal, including nano-rods and nano-flakes, is obtained near the brim of laser irradiated spot. The photoluminescence spectra of ZnO microcrystal are studied at both room temperature and low temperature of 10 K. With the ZnO microcrystal, we obtain that the peak intensity of near band-edge emission is at least 400 times stronger than that of deep-level emission at room temperature, and that up to fifth-order phonon replicas of free exciton emission are easily distinguished in the 10 K photoluminescence spectra. Both of them indicate that the ZnO microcrystal formed by intense laser irradiation has a very good crystalline structure.  相似文献

对于结晶状态好的ZnO薄膜,测量了其光致发光(PL)光谱,发射光谱中只发现了峰值波长约389 nm的近紫外光.样品进行超声处理后,发射谱中不仅观察到近紫外峰,又观察到波长约508 nm的绿光峰.绿光峰的强度比近紫外光的强度强得多,且近紫外峰红移.进一步的热处理使绿光峰大大增强.超声处理改变了ZnO薄膜的质量和结晶状态,使晶格中产生氧空位.处理过程中的热效应使得薄膜晶格振动加剧.当晶格振动加剧到一定程度,晶格中的氧脱离格点形成氧空位.510 nm左右的绿色发光峰是ZnO晶体中的氧空位产生的.薄膜的温度越高, 关键词: ZnO薄膜 超声 光致发光  相似文献

Low temperature photoluminescence and room temperature positron annihilation spectroscopy have been employed to investigate the defects incorporated by 6?MeV H(+) ions in a hydrothermally grown ZnO single crystal. Prior to irradiation, the emission from donor bound excitons is at 3.378?eV (10?K). The irradiation creates an intense and narrow emission at 3.368?eV (10?K). The intensity of this peak is nearly four times that of the dominant near band edge peak of the pristine crystal. The characteristic features of the 3.368?eV emission indicate its origin as a 'hydrogen at oxygen vacancy' type defect. The positron annihilation lifetime measurement reveals a single component lifetime spectrum for both the unirradiated (164?±?1?ps) and irradiated crystal (175?±?1?ps). It reflects the fact that the positron lifetime and intensity of the new irradiation driven defect species are a little higher compared to those in the unirradiated crystal. However, the estimated defect concentration, even considering the high dynamic defect annihilation rate in ZnO, comes out to be ~4?×?10(17)?cm(-3) (using SRIM software). This is a very high defect concentration compared to the defect sensitivity of positron annihilation spectroscopy. A probable reason is the partial filling of the incorporated vacancies (positron traps), which in ZnO are zinc vacancies. The positron lifetime of ~175?ps (in irradiated ZnO) is consistent with recent theoretical calculations for partially hydrogen-filled zinc vacancies in ZnO. Passivation of oxygen vacancies by hydrogen is also reflected in the photoluminescence results. A possible reason for such vacancy filling (at both Zn and O sites) due to irradiation has also been discussed.  相似文献

用两步气相沉积一氧化法制备了具有高度一致指向性的一维纤锌矿六方结构的氧化锌单晶柱阵列,探测它的不同空间取向激发条件下的荧光光谱。结果表明,一维阵列样品在不同空间取向的激发光照射下,其荧光光谱有明显变化。当低功率355nm激光对一维方向进行横向激发时,激子发光的相对强度较大;当用1064nm激光取向激发时,发射光谱的差异更明显。除了荧光光谱的发射峰强弱发生变化外,在一维横向激发时上转换发射光谱产生了新的发射峰,表明在不同的取向激发下一维阵列样品对激发光的吸收有明显变化。由此产生的荧光发射的差异非常明显,表明一维氧化锌柱阵列对能量吸收、能量传递等有很强的方向性。上转换偏振光谱表明,当偏振光的振动方向与阵列的一维方向平行时,发射光谱中400nm的发光峰强度比偏振方向与一维方向垂直时要大,表明偏振方向对一维阵列的空间取向激发荧光光谱是有影响的。在讨论阵列发光性质如发光光谱,发射强度的时候,必须明确激发光的强度、取向以及激发光的偏振方向。  相似文献

ZnO nanorod arrays were grown on quartz slices in the aqueous solution of zinc acetate and hexamethylenetetramine at 90 °C. Then ZnO:Mg shells were epitaxially grown on the nanorods to form core/shell structures in the aqueous solution of zinc acetate, magnesium acetate and hexamethylenetetramine at the same temperature. Effects of the shells and UV laser beam irradiation on the crystal structure and photoluminescence properties of ZnO nanorods were studied. ZnO:Mg shells suppress the green emission and enhance the UV emission intensity of the nanorods by 38 times. Enhancement of the UV emission depends on the Mg content in the shells. Short time UV laser beam irradiation could improve ZnO nanorod emission efficiently. The UV emission intensity of ZnO nanorods is enhanced by 71 times by capping and subsequent UV laser beam irradiation.  相似文献

<正>In this paper,we investigate the laser irradiation of ZnO single crystals and its influence on photoluminescence.Our study shows that the photoluminescence of ZnO single crystals strongly depends on surface morphologies.The ultraviolet emissions of laser treated-ZnO under 200 mJ/cm~2 become stronger,whereas for those deteriorated by irradiation above 200 mJ/cm~2,the green emissions centred at 2.53 eV are significantly enhanced with a red-shift to 2.19 eV,probably due to the changes in the charge states of the defects.Enhanced yellow-green emissions are well resolved into four peaks at around 1.98,2.19,2.36,and 2.53 eV due to a shallow irradiation depth.Possible origins are proposed and discussed.  相似文献

This paper reports on the photoluminescence spectra of ZnSe single crystal with trace chlorine excited by the femtosecond laser pulse. Three emission bands, including second-harmonic-generation, two-photon-excited peak and a broad band at 500--700nm, were detected. The thermal strain induced by femtosecond pulse strongly influences the photoluminescence of ZnSe crystal. The corresponding strain \va in ZnSe crystal is estimated to be about 8.8 \ti10-3 at room temperature. The zinc-vacancy, as the main point defect induced by femtosecond pulse, is successfully used to interpret the broad emission at 500--700nm. The research shows that self-activated luminescence possesses the recombination mechanism of donor--vacancy pair, and it is also influenced by a few selenium defects and the temperature. The rapid decrease in photoluminescence intensity of two-photon-excited fluorescence and second-harmonic generation emission at lower temperature is attributed to the fact that more point defects result in the thermal activation of the two-photo-absorption energy converting to the stronger recombination emission of chlorine--zinc vacancy in 500--700nm. The experimental results indicate that the femtosecond exciting photoluminescence shows a completely different emission mechanism to that of He--Cd exciting luminescence in ZnSe single crystal. The femtosecond laser exhibits a higher sensitive to the impurity in crystal materials, which can be recommended as an efficient way to estimate the trace impurity in high quality crystals.  相似文献

本文以拉曼光谱,PL光谱等表征手段研究准分子激光辐照氧化锌晶格微结构及其光谱性能的影响。当能量密度超过一定阈值时,会造成晶格畸变,诱导产生附加的拉曼振动模式:布里渊区A点的TA模,位于70cm-1左右以及500~600cm-1之间的LO模。准分子激光辐照与未辐照区之间存在晶格畸变逐渐减弱的过渡区。采用共聚焦的方法,Z-向逐点扫描,可以估算一定激光能量密度下,辐照对氧化锌材料的影响区深度。  相似文献

采用水热法制备了ZnO和不同掺杂浓度的ZnO:Cd纳米棒,通过SEM,XRD、拉曼光谱等的分析,研究了ZnO和ZnO:Cd的微结构并测试分析了其光致发光特性.结果表明,ZnO和ZnO:Cd纳米棒呈六角纤锌矿结构,Cd掺杂使得纳米棒体积更小.由于内部张应力的影响,Cd掺杂使得材料光学带隙减少.当掺杂浓度为2%时,合成的材料光致发光谱中出现了位于2.67 eV处,由导带底和Zn空位(VZn)缺陷能级跃迁造成的蓝光发射峰,并且Cd的掺入使得位于2.90 eV附近的紫光发射峰强度增强,对于研究ZnO蓝紫发光器件具有重要的意义.  相似文献
