The linear and the third-order nonlinear optical absorptions in the asymmetric double triangular quantum wells (DTQWs) are investigated theoretically. The dependence of the optical absorption on the right-well width of the DTQWs is studied, and the influence of the applied electric field on the optical absorption is also taken into account. The analytical expressions of the linear and the nonlinear optical absorption coefficients are obtained by using the compact density-matrix approach and the iterative method. The numerical calculations are presented for the typical GaAs/AlxGa1?xAs asymmetric DTQWs. The results show that the linear as well as the nonlinear optical absorption coefficients are not a monotonous function of the right-well width, but have complex relationships with it. Moreover, the calculated results also reveal that applying an electric field to the DTQWs with a thinner right-well can enhance the linear optical absorption but has no prominent influence on the nonlinear optical absorption. In addition, the total optical absorption is strongly dependent on the incident optical intensity.  相似文献

The optical properties of the asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. Optical properties are obtained using the compact density matrix approach. In this work, effects of the structure parameters such as the barrier width and the well widths on the optical properties of the asymmetric DSPQWs are investigated. The results show that the linear and nonlinear optical properties of asymmetric DSPQW are non-monotonic functions of these structure parameters. The behavior of the refractive index changes of asymmetric DSPQW with the variation of the barrier width is different substantially with that of symmetric DSPQW. Results reveal that the resonant peak values of the total absorption coefficient of asymmetric DSPQW is usually greater than that of symmetric DSPQW. Our calculations also show that the total absorption coefficient of asymmetric DSPQW is larger than that of asymmetric double square quantum well.  相似文献

In this paper, the effect of hydrostatic pressure on both the intersubband optical absorption coefficients and the refractive index changes is studied for typical GaAs/Al x  Ga1?x As cubic quantum dot. We use analytical expressions for the linear and third-order nonlinear intersubband absorption coefficients and refractive index changes obtained by the compact-density matrix formalism. The linear, third-order nonlinear, and total intersubband absorption coefficients and refractive index changes are calculated at different pressures as a function of the photon energy with known values of box length (L), the incident optical intensity (I), and Al concentration (x). According to the results obtained from the present work, we have found that the pressure plays an important role in the intersubband optical absorption coefficient and refractive index changes in a cubic quantum dot.  相似文献

In the present work, the changes in the intersubband optical absorption coefficients and the refractive index in a modulation-doped quantum well have been investigated theoretically. Within the envelope function approach and the effective mass approximation, the electronic structure of the quantum well is calculated from the self-consistent numerical solution of the coupled Schrödinger-Poisson equations. The analytical expressions of optical properties are obtained by using the compact density-matrix approach. The numerical results GaAs/AlxGa1−xAs are presented for typical modulation-doped quantum well system. The linear, third-order nonlinear and total absorption and refractive index changes depending on the doping concentration are investigated as a function of the incident optical intensity and structure parameters, such as quantum well width and stoichiometric ratio. The results show that the doping concentration, the structure parameters and the incident optical intensity have a great effect on the optical characteristics of these structures.  相似文献

The nonlinear optical properties of an off-center hydrogenic donor in a two-dimensional quantum dot under applied magnetic field are investigated in detail by using the matrix diagonalization method. Based on the computed energies and wave functions, the linear, third-order and total optical absorption coefficients as well as the refractive index changes have been examined between the ground state (L=0) and the first excited state (L=1). The results show that the ion position, the applied magnetic field, the confinement frequency, and the incident optical intensity have an important influence on the nonlinear optical properties of off-center donors.  相似文献

In this study, the changes in the optical absorption coefficients and the refractive index in a V-shaped quantum well have investigated theoretically. Within the effective mass approximation, the electronic structure of the V-shaped quantum well is calculated by numerical methods from the Schrödinger equation. Optical properties are obtained using the compact density-matrix approach. In the present work, the linear, third-order nonlinear and total absorption and refractive index changes investigated as a function of the quantum well width, the incident optical intensity, strengths of the magnetic and electric fields. Our results show that the magnetic and electric fields strengths, the quantum well width and incident optical intensity have a great effect on the optical characteristics of these structures.  相似文献

The combined effects of hydrostatic pressure, presence and absence of hydrogenic donor impurity are investigated on the linear and nonlinear optical absorption coefficients and refractive index changes of a GaAs/Ga1−xAlxAs nanowire superlattice. The wave functions and corresponding eigenvalues are calculated using finite difference method in the framework of effective mass approximation. Analytical expressions for the linear and third order nonlinear optical absorption coefficients and refractive index changes are obtained by means of compact-density matrix formalism. The linear and third order nonlinear absorption coefficient and refractive index changes are presented as a function of photon energy for different values of hydrostatic pressure, incident photon intensity and relaxation time in the presence and absence of hydrogenic donor impurity. It is found that the linear and third order nonlinear absorption coefficients, refractive index changes and resonance energy are quite sensitive to the presence of impurity and applied hydrostatic pressure. Moreover, the saturation in optical spectrum and relaxation time can be adjusted by increasing pressure in presence of impurity whereas the effect of hydrostatic pressure is negligible in the case of absence of hydrogenic impurity.  相似文献

The linear and nonlinear optical properties in a spherical nanolayer quantum system subjected to an uniform applied electric field directed with respect to the z-axis have been theoretically investigated within the compact-density matrix formalism and the iterative method. The dependence of the optical absorption coefficients (ACs) and refractive index (RI) changes on the core radius R1, on the inner radius of the clad R2, and on the applied electric field F has been investigated detailedly. The results show that the optical ACs and RI changes of the nanospherical layer have been strongly affected by these factors. Moreover, the outcome of the calculation also suggests that all the factors mentioned above can give rise to blue-shift or red-shift significantly.  相似文献

The optical refractive index changes and absorption coefficients of quantum wells (QWs) are theoretically investigated with considering exciton effects within the framework of the fractional-dimensional space approach. The exciton wave functions and bound energies are obtained as a function of spatial dimensionality, and the dimension increases with the well width increasing. Then optical properties are obtained by using the compact-density matrix approach and an iterative method. Numerical results are presented for wurtzite ZnO/MgxZn1−xO QWs. The calculated results show that the changes of refractive index and absorption coefficients are greatly enhanced due to the quantum confinement of exciton. And the smaller the QW width (dimension) is, the larger influence of exciton on the optical properties will be. Furthermore, the exciton effects make the resonant peaks move to a lower energy. In addition, the optical properties are related to the QW width, the incident optical intensity and carrier density.  相似文献

An investigation of an exciton bound in a parabolic two dimensional quantum dot by a donor impurity has been carried out by using the matrix diagonalization method and the compact density-matrix approach. The linear, third-order nonlinear, total optical absorption coefficients and refractive index changes have been calculated for the s-p, p-d, and d-f transitions. The results show that the parabolic potential has a great effect on the optical absorptions. The calculated results also reveal that as the angular momentum quantum numbers of transitions increase, the optical absorption and refractive index peaks shift towards lower energies and the absorption and refractive index intensities increase.  相似文献

The optical rectification (OR) in the asymmetric coupled quantum wells (ACQWs) is calculated theoretically. The dependence of the OR on the width of the right-well and the barrier is studied. The analytical expression of the optical rectification coefficient is obtained by using the compact density-matrix approach and the iterative method, and the numerical calculations are presented for a typical GaAs/AlxGa1 − xAs ACQW. The results obtained show that the OR efficient can reach the magnitude of 10−4 m/V in this ACQW system, which is 1-2 orders higher than that in single quantum systems. Moreover, the OR coefficient is strongly dependent on the widths of the barrier and the right-well of the ACQWs. An appropriate choice for the width of the barrier and the right-well of the ACQWs can induce a larger OR coefficient.  相似文献

Optical absorption coefficients and refractive index changes associated with intersubband transition in typical GaAs/AlxGa1−xAs spherical quantum dots are theoretically investigated, both in the presence and in the absence of the conduction band non-parabolicity effect. In this regard, the effect of band non-parabolicity on the eigenvalues and eigenfunctions of the dot has been performed using the Luttinger-Kohn effective mass equation. Also, by means of the compact-density-matrix approach the linear and nonlinear optical absorption coefficients and refractive index changes have been calculated. The results show that magnitudes of these quantities are decreased and the peaks are shifted to the lower energies as the influence of band non-parabolicity is considered.  相似文献

Considering the strong built-in electric field (BEF) effects due to the spontaneous and piezoelectric polarizations, the intersubband optical absorptions and refractive index changes for an InxGa1-xN/AlyGa1-yN strained single quantum well are studied theoretically within the framework of the density matrix method and effective-mass approximation. The linear, third-order nonlinear and total absorption coefficients and refractive index changes are calculated as a function of the incident optical intensity and photon energy. Our results show that both the incident optical intensity and the strong BEF have great influence on the total absorptions and refractive index cllanges. The results are significant for designing some important photodetectors and the photonic crystal devices with adjustable photonic band structures.  相似文献

In this paper, we studied the nonlinear optical properties of a negative donor center (D) in a disk-like quantum dot (QD) with a Gaussian confining potential. Calculations are carried out by using the method of numerical diagonalization of Hamiltonian matrix within the effective-mass approximation. A detailed investigation of the linear, third-order nonlinear, total optical absorptions and refractive index changes has been carried out for the D QD and the D0 QD. The linear, third-order nonlinear, total optical absorptions and refractive indices have been examined for a double-electron QD with and without impurity. Our results show that the optical absorption coefficients and refractive indices in a disk-like QD are much larger than their values for quantum wells and spherical QDs and the nonlinear optical properties of QDs are strongly affected not only with the confinement barrier height, dot radius, the number of electrons but also the electron-impurity interaction.  相似文献

Optical absorption coefficients and refractive index changes associated with intersubband transition in a parabolic cylinder quantum dot are theoretically investigated. In this regard, the electronic structure of the dot is studied using the one band effective mass theory, and by means of the compact-density matrix approach the linear and nonlinear optical absorption coefficients and refractive index changes are calculated. The effects of the size of the dot, optical intensity and electromagnetic field polarization on the optical absorption coefficient and refractive index changes are investigated. In this paper, we first obtain an analytic relation for studying the position-dependent effective mass in a GaAs/AlxGa1−xAs cubic quantum dot. Then, the effect of position-dependent effective mass on the intersubband optical absorption coefficient and the refractive index change in the quantum dot are studied. Our numerical calculations are performed using both a constant effective mass and the position-dependent effective mass. We calculate the linear, nonlinear and total intersubband absorption coefficient and refractive index change as a function of the incident optical intensity and structural parameters such as dot length. The results obtained from the present work show that spatially varying electron effective mass plays an important role in the intersubband optical absorption coefficient and refractive index change in a cubic quantum dot.  相似文献
