Al,Mg掺杂GaN电子结构及光学性质的第一性原理研究   总被引:1,自引:0,他引:1       下载免费PDF全文

基于密度泛函理论,采用广义梯度近似方法,计算了Al,Mg掺杂的闪锌矿型GaN的电子结构和光学性质,分析了其电子态分布与结构的关系,给出了掺杂前后GaN体系的介电函数和复折射率函数.计算结果表明掺有Mg的GaN晶体空穴浓度增大,会明显提高材料的电导率,而Al掺杂GaN晶体的载流子浓度不变,只是光学带隙变宽;通过分析掺杂前后GaN晶体的介电函数和复折射率函数,解释了体系的发光机理,为GaN材料光电性能的进一步开发与应用提供了理论依据.通过比较可知,所得出的计算结果与现有文献符合得很好. 关键词: GaN晶体 电子结构 光学性质 掺杂  相似文献

运用密度泛函理论体系下的平面波赝势(PWP)和广义梯度近似(GGA)方法,利用第一性原理计算了不同的压强下ZnSe晶体闪锌矿结构,得到了它的平衡晶格常数、总能量、电子态密度分布、能带结构、光反射与吸收系数等性质,详细讨论了高压下ZnSe的电子结构,并且结合实验结果定性地分析了高压下的光学性质. 关键词: 闪锌矿结构 态密度 能带结构 密度泛函理论  相似文献

运用密度泛函理论平面波赝势方法(PWP)和广义梯度近似(GGA),计算研究了纳米管BN(5,5)在不同压力条件下的几何结构、电子结构和光学性质. 在高压条件下管口形状发生了较大的变化. 与闪锌矿结构BN比较分析发现两种结构间存在一些性质上的差异:首先,在外压力作用下,BN(5,5)纳米管的带隙随压力增大而减小,变化率为-0.01795eV/GPa,而闪锌矿结构BN随压力增大而增大;其次光吸收谱在压力条件下,没有和闪锌矿结构BN一样发生“蓝移”,相反在红外方向有所拓展;但纳米管BN(5,5)电子的转移方向和 关键词: 氮化硼纳米管 密度泛函理论(DFT) 电子结构  相似文献

采用基于第一性原理的密度泛函理论平面波超软赝势方法计算了(2×2)GaN(0001)清洁表面的能带结构、态密度、表面能、功函数和光学性质.发现弛豫后GaN(0001)表面的能带结构发生较大变化,表面呈现金属导电特性,导带底附近存在明显的表面态,在偶极矩的作用下表面电荷发生转移,Ga端面为正极性表面;计算获得了GaN(0001)表面的表面能和功函数分别为2.1J.m-2和4.2eV;比较分析了GaN(0001)表面和体相GaN的光学性质,发现两者存在较大差异.  相似文献

采用基于第一性原理的密度泛函理论平面波超软赝势方法计算了 1/4ML Cs原子吸附 (2 × 2) GaN(0001) 表面的吸附能、能带结构、电子态密度、电荷布居数、功函数和光学性质. 计算发现, 1/4ML Cs 原子在 GaN(0001) 表面最稳定吸附位为 N 桥位, 吸附后表面仍呈现为金属导电特性, Cs原子吸附GaN(0001)表面后主要与表面 Ga 原子发生作用, Cs6s 态电子向最表面 Ga 原子转移, 引起表面功函数下降. 研究光学性质发现, Cs 原子吸附 GaN(0001) 表面后, 介电函数虚部、吸收谱、反射谱向低能方向移动.  相似文献

利用密度泛函理论框架下的第一性原理平面波超软赝势方法计算了立方晶相二氧化铪(c-HfO2)的电子结构,得到了c-HfO2的总念密度、分波态密度和能带结构.经带隙校正后,计算了c-HfO2的光学线性响应函数随光子能最的变化关系,包括复介电函数,反射率、复折射率以及光学吸收系数,并从理论上给出了c-HfO2材料光学性 质与电子结构的关系.经比较发现,对c-HfO2的电子结构和光学性质的计算结果与已有的实验数据和其它理论研究吻合得较好,从而为c-HfO2光电材料的设计与应用提供了理论依据.同时,计算结果也表明采用密度泛函理论的广义梯度近似来计算和预测c-HfO2材料的电子结构和光学性质是比较可靠的.  相似文献

运用密度泛函平面波赝势方法和广义梯度近似, 对替代式掺杂Ag和Zn的闪锌矿CdS的超晶胞晶体结构、电子结构和光学性质进行了计算, 分析了其电子态分布与结构的关系,给出了掺杂前后CdS体系的介电函数和复折射率函数. 研究表明,掺有Ag的CdS晶体空穴浓度增大,会明显提高材料的电导率, 而Zn掺杂不改变CdS晶体载流子浓度; Ag, Zn掺杂体系光学带隙均变窄; 通过分析掺杂前后CdS晶体的介电函数和复折射率函数,解释了体系的发光机理. 关键词: 密度泛函理论 Ag,Zn掺杂CdS 电子结构 光学性质  相似文献

The elastic, electronic, thermodynamic and optical properties of the zinc-blende structure aluminum nitride (AlN) under high pressure have been investigated using first-principles calculations. The dependencies of the elastic constants, the bulk modulus, the shear modulus and energy gaps on the applied pressure are presented, and the results are in good agreement with comparable experimental and theoretical values. Also, the energy band structure and density of states under high pressure have been analysed. Furthermore, the optical constants, including the dielectric function, optical reflectivity, refractive index and electron energy loss, are discussed for radiation up to 50 eV.  相似文献

采用密度泛函理论中的赝势平面波方法系统地研究了高压下RhB的结构相变、弹性性质、电子结构和硬度.分析表明,RhB在25.3 GPa时从anti-NiAs结构相变到FeB结构,这两种结构的弹性常数、体弹模量、剪切模量、杨氏模量和弹性各向异性因子的外压力效应明显.电子态密度的计算结果显示,这两种结构是金属性的,且费米能级附近的峰随着压强的增大向两侧移动,赝能隙变宽,轨道杂化增强,共价性增强,非局域化更加明显.此外,硬度计算结果显示,anti-NiAs-RhB的金属性比较弱,有着较高的硬度,属于硬质材料.  相似文献

First principle calculations of elastic properties under pressure of the filled tetrahedral semiconductors LiZnN, LiZnP and LiZnAs are presented, using the pseudo-potential plane-waves approach based on density functional theory, within the local density approximation. Elastic constants, bulk modulus, Young’s modulus and Poisson’s ratio are calculated at zero pressure. A linear dependence of the bulk modulus and elastic constants with applied pressure is found. As the experimental elastic constants are not available for LiZnX, we have also calculated the elastic constants of GaN, GaP and GaAs, the binary analogues of LiZnN, LiZnP and LiZnAs, respectively, for checking the reliability and accuracy of our predicted results for LiZnX. The obtained results agree well with the available experimental data.  相似文献

The study aims at the elastic, mechanical, electronic properties and hardness of Nb2AsC using first principles based on the density functional theory method within the generalised gradient approximation. The calculated lattice parameters of Nb2AsC are in good agreement with the experimental data. The five independent elastic constants are firstly calculated as a function of pressure, and our results indicate that it is mechanically stable in the applied pressure. The elastic anisotropy is examined through the computation of the direction dependence of Young's modulus. The pressure dependences of the bulk modulus, shear modulus, average velocity of acoustic waves and Debye temperature of Nb2AsC are systematically investigated. The band structure and density of states are discussed, and the results show that the strong hybridisations C p–Nb d and As p–Nb d would be beneficial to the structure stability of Nb2AsC. Based on the Mulliken population analysis, the hardness of Nb2AsC is predicted.  相似文献

采用基于密度泛函理论的第一性原理计算方法研究了Tc及其氮化物的弹性性质、电子结构、原子布局数等,并分析和计算了它的氮化物的理论硬度. 结果表明随着Tc中氮的掺入量的渐增,出现层状结构,它们的弹性模量并非单调增加,其中TcN的体弹模量最大而剪切模量最小;层状结构的TcN3的剪切模量最大而体弹模量最小,TcN4的理论计算硬度最大. 说明在Tc的氮化物中,其体弹模量与材料的晶体结构、平均每个原子上的电荷密度和材料的质量密度有关;化学键的共价性结构和氮元素的含量对理论计算硬度有正作用;而剪切模量的极大值则与其层状结构及体系中一定量的方向基本一致的N—N键相关. 关键词: 第一性原理 弹性性质 电子结构  相似文献

In this study, several physical properties of LiScSi compound with MgAgAs phase were investigated via the plane-wave pseudo-potential technique in density functional theory (DFT). The calculated total energy-atomic volume was fitted to the Murnaghan equation of state in order to obtain bulk modulus, their first derivatives and the lattice constant. These results were compared to findings of recent literature. Afterwards, the partial density of states (PDOS) and charge density differences were used to evaluate the electronic band structure of LiScSi under pressure. By analysing elastic properties (shear modulus, Poisson ratio, Young’s modulus, etc.) of the material, it has been shown that MgAgAs phase of the compound is mechanically stable under pressure. Moreover, the dynamical stability of this compound is calculated by means of the phonon dispersion curves and one-phonon DOS. Finally, the optical properties and related parameters (refractive index, dielectric function, and loss function) of LiScSi were examined with subject to different pressures.  相似文献

Structural, elastic and electronic properties of tetragonal HfO2 at applied hydrostatic pressure up to 50 GPa have been investigated using the plane-wave ultrasoft pseudopotential technique based on the first-principles density-functional theory (DFT). The calculated ground-state properties are in good agreement with previous theoretical and experimental data. Six independent elastic constants of tetragonal HfO2 have been calculated at zero pressure and high pressure. From the obtained elastic constants, the bulk, shear and Young's modulus, Poisson's coefficients, acoustic velocity and Debye temperature have been calculated at the applied pressure. Band structure shows that tetragonal HfO2 is an indirect band gap. The variation of the gap versus pressure is well fitted to a quadratic function.  相似文献

The density functional theory (DFT) calculations of structural, elastic, electronic and optical properties of the cubic antiperovskite AsNMg3 has been reported using the pseudo-potential plane wave method (PP-PW) within the generalized gradient approximation (GGA). The equilibrium lattice, bulk modulus and its pressure derivative have been determined. The elastic constants and their pressure dependence are calculated using the static finite strain technique. We derived the bulk and shear moduli, Young's modulus and Poisson's ratio for ideal polycrystalline AsNMg3 aggregate. We estimated the Debye temperature of AsNMg3 from the average sound velocity. This is the first quantitative theoretical prediction of the elastic properties of AsNMg3 compound, and it still awaits experimental confirmation. Band structure, density of states and pressure coefficients of energy gaps are also given. The fundamental band gap (Γ-Γ) initially increases up to 4 GPa and then decreases as a function of pressure. Furthermore, the dielectric function, optical reflectivity, refractive index, extinction coefficient, and electron energy loss are calculated for radiation up to 30 eV. The all results are compared with the available theoretical and experimental data.  相似文献
