The existence and semiclassical limit of the solution to one-dimensional transient quantum drift-diffusion model in semiconductor simulation are discussed. Besides the proof of existence of the weak solution, it is also obtained that the semiclassical limit of this solution solves the classical drift-diffusion model. The key estimates rest on the entropy inequalities derived from separation of quantum quasi-Fermi level.  相似文献

The semiclassical limit in the transient quantum drift-diffusion equations with isentropic pressure in one space dimension is rigorously proved. The equations are supplemented with homogeneous Neumann boundary conditions. It is shown that the semiclassical limit of this solution solves the classical drift-diffusion model. A fourth order parabolic system, the bipolar quantum drift-diffusion model in semiconductor simulation, with physically motivated Dirichlet-Neumann boundary condition is studied in this paper. By semidiscretization in time and compactness argument, the global existence and semiclassical limit are obtained, in which semiclassieal limit describes the relation between quantum and classical drift-diffusion models, Furthermore, in the case of constant doping, we prove the weak solution exponentially approaches its constant steady state as time increases to infinity.  相似文献

The existence, semiclassical limit and long-time behavior of weak solutions to the transient quantum drift-diffusion model are studied. Using semi-discretization in time and entropy estimate, we get the global existence and semiclassical limit of nonnegative weak solutions to one-dimensional isentropic model with nonnegative initial and homogeneous Neumann (or periodic) boundary conditions. Furthermore, by a logarithmic Sobolev inequality, we obtain an inequality of the periodic weak solution to this model (or its isothermal case) which shows that the solution exponentially approaches its mean value as time increases to infinity.  相似文献

The proof is based on minimization procedure of non-linear functional and Schauder fixed-point theorem. The global in-time semiclassical and relaxation limits of the bipolar quantum hydrodynamic model for semiconductors are investigated in R3. In this paper, a bipolar transient quantum hydrodynamic model (BQHD) for charge density, current density and electric field is considered on the one-dimensional real line. This model takes the form of the classical Euler-Poisson system with additional dispersion caused by the quantum (Bohn) potential. We investigate the long-time behavior of the BQHD model and show the asymptotical self-similarity property of the global smooth solution. Namely, both of the charge densities tend to a nonlinear diffusion wave in large time, which is not a solution to the BQHD equation, but to the combined quasi-neutral, relaxation and semiclassical limiting model. Next, as a by-product, we can compare the large-time behavior of the bipolar quantum hydrodynamic models and of the corresponding classical bipolar hydrodynamic models. As far as we know, the nonlinear diffusion phenomena about the 1D BQHD is new.  相似文献

Summary. This paper is devoted to both theoretical and numerical study of a system involving an eikonal equation of Hamilton-Jacobi type and a linear conservation law as it comes out of the geometrical optics expansion of the wave equation or the semiclassical limit for the Schr?dinger equation. We first state an existence and uniqueness result in the framework of viscosity and duality solutions. Then we study the behavior of some classical numerical schemes on this problem and we give sufficient conditions to ensure convergence. As an illustration, some practical computations are provided. The first half of this paper is concerning with the nonlinear drift-diffusion semiconductor model in d (d?3) dimensional space. The global estimate is achieved on the evolution of support of solution and the finite speed of propagation. The proof is based on the estimate of the weighted norm with special designed weight functions. The relaxation-time limit from the quantum hydrodynamic model to the quantum drift-diffusion equations in R3 is shown for solutions which are small perturbations of the steady state. The quantum hydrodynamic equations consist of the isentropic Euler equations for the particle density and current density including the quantum Bohm potential and a momentum relaxation term. The momentum equation is highly nonlinear and contains a dispersive term with third-order derivatives. The equations are self-consistently coupled to the Poisson equation for the electrostatic potential. The relaxation-time limit is performed both in the stationary and the transient model. The main assumptions are that the steady-state velocity is irrotational, that the variations of the doping profile and the velocity at infinity are sufficiently small and, in the transient case, that the initial data are sufficiently close to the steady state. As a by-product, the existence of global-in-time solutions to the quantum drift-diffusion model in R3 close to the steady-state is obtained.  相似文献

In this paper the limit of vanishing Debye length in a bipolar drift-diffusion model for semiconductors with physical contact-insulating boundary conditions is studied in one-dimensional case. The quasi-neutral limit (zero-Debye-length limit) is proved by using the asymptotic expansion methods of singular perturbation theory and the classical energy methods. Our results imply that one kind of the new and interesting phenomena in semiconductor physics occurs.  相似文献

This work deals with non-isentropic hydrodynamic models for semiconductors with short momentum and energy relaxation-times. The high- and low-frequency decomposition methods are used to construct uniform (global) classical solutions to Cauchy problems of a scaled hydrodynamic model in the framework of critical Besov spaces. Furthermore, it is rigorously justified that the classical solutions strongly converge to that of a drift-diffusion model, as two relaxation times both tend to zero. As a by-product, global existence of weak solutions to the drift-diffusion model is also obtained.  相似文献

In this paper, we study the continuation of solutions to an equation for surface water waves of moderate amplitude in the shallow water regime beyond wave breaking (in [11], Constantin and Lannes proved that this equation accommodates wave breaking phenomena). Our approach is based on a method proposed by Bressan and Constantin [2]. By introducing a new set of independent and dependent variables, which resolve all singularities due to possible wave breaking, the evolution problem is rewritten as a semilinear system. Local existence of the semilinear system is obtained as fixed points of a contractive transformation. Moreover, this formulation allows one to continue the solution after collision time, giving a global conservative solution where the energy is conserved for almost all times. Finally, returning to the original variables, we obtain a semigroup of global conservative solutions, which depend continuously on the initial data.  相似文献
