Crack-free and transparent Zn2TiO4 single crystals of 4–6 mm in diameter and 30 mm in length have been grown by the optical floating zone method. The powder X-ray diffraction (XRD) results show that the as-grown crystals have the spinel-type Zn2TiO4 structure. XRD2 measurements on Zn2TiO4 wafers cut perpendicular to the growth direction display only one peak at 42.7°, which indicates that the Zn2TiO4 single crystals grow along the 〈4 0 0〉 direction (a-axis). The formation of bubble inclusions was effectively suppressed by lowering rotation rate. Transmission polarized-light microscopy results showed that as-grown crystals were free of low angle grain boundaries.  相似文献

Gd2O3-doped CeO2 (Gd0.1Ce0.9O1.95, GDC) thin films were synthesized on (1 0 0) Si single crystal substrates by a reactive radio frequency magnetron sputtering technique. Structures and surface morphologies were characterized by X-ray diffraction (XRD), Atomic Force Microscopy (AFM) and one-dimensional power spectral density (1DPSD) analysis. The XRD patterns indicated that, in the temperature range of 200–700 °C, f.c.c. structured GDC thin films were formed with growth orientations varying with temperature—random growth at 200 °C, (2 2 0) textures at 300–600 °C and (1 1 1) texture at 700 °C. GDC film synthesized at 200 °C had the smoothest surface with roughness of Rrms=0.973 nm. Its 1DPSD plot was characterized with a constant part at the low frequencies and a part at the high frequencies that could be fitted by the f−2.4 power law decay. Such surface feature and scaling behavior were probably caused by the high deposition rate and random growth in the GDC film at this temperature. At higher temperatures (300–700 °C), however, an intermediate frequency slope (−γ2≈−2) appeared in the 1DPSD plots between the low frequency constant part and the high frequency part fitted by f−4 power law decay, which indicated a roughing mechanism dominated by crystallographic orientation growth that caused much rougher surfaces in GDC films (Rrms>4 nm).  相似文献

Near-stoichiometric LiTaO3 (SLT) and Zn-doped near-stoichiometric LiTaO3 (Zn:SLT) crystals with 10–15 mm in diameter and 10 mm in length were grown by using TSSG technique with K2O as the flux. The effect of adding amount of K2O was discussed in the growing process. The crystals were characterized by inductively coupled plasma-optical emission (ICP-OES), X-ray diffraction (XRD) and differential thermal analysis (DTA). The lattice constants of Zn:SLT were smaller than those of SLT and Curie temperature was higher than that of SLT. It was found that Zn doping is an efficient way to improve the optical damage resistance ability of SLT crystal. Compared with SLT crystal, Zn:SLT exhibited a much higher optical damage threshold, more than 500 MW/cm2, which was attributed to Zn self-compensated effect that formed the charge compensated complexes, (ZnTa)3−–3(ZnLi)+ in SLT crystal.  相似文献

Pr1%:K(Y1−xLux)3F10 (x=0, 0.2, 0.4) single crystals were grown by the μ-PD method. All the grown crystals were greenish and perfectly transparent without any inclusions or cracks. Radioluminescence spectra and decay kinetics of the Pr1%:K(Y,Lu)3F10 crystals were measured. Emission from the Pr3+ 5d–4f transition, peaking around 260 nm and of the decay time of around 22 ns were observed. The 5d–4f emission intensities of the Pr1%:K(Y,Lu)3F10 crystals were higher than that of the standard BGO scintillator.  相似文献

Neodymium phosphate single crystals, NdPO4, have been grown by a flux growth method using Li2CO3-2MoO3 as a flux. The as-grown crystals were characterized by X-ray powder diffraction(XRPD), differential thermal analysis (DTA) and thermogravimetric analysis (TG) techniques. The results show that the as-grown crystals were well crystallized. The crystal was stable over the temperature range from 26 to 1200 °C in N2. The specific heat of NdPO4 crystal at room temperature was 0.41 J/g °C. The absorption and the fluorescence spectra of NdPO4 crystal were also measured at room temperature.  相似文献

Thin films of LiCoO2 were prepared by pulsed laser deposition technique and the properties were studied in relation to the deposition parameters. The films deposited from a sintered composite target (LiCoO2+Li2O) in an oxygen partial pressure of 100 mTorr and at a substrate temperature of 300 °C exhibited preferred c-axis (0 0 3) orientation perpendicular to the substrate surface. The AFM data demonstrated that the films are composed of uniform distribution of fine grains with an average grain size of 80 nm. The grain size increased with an increase in substrate temperature. The (0 0 3) orientation decreased with increase in (1 0 4) orientation for the films deposited at higher substrate temperatures (>500 °C) indicating that the films’ growth is parallel to the substrate surface. The composition of the experimental films was analyzed using X-ray photoelectron spectroscopy (XPS). The binding energy peaks of Co(2p3/2) and Co(2p1/2) are, respectively, observed at 779.3 and 794.4 eV, which can be attributed to the Co3+ bonding state of LiCoO2. The electrochemical measurements were carried out on Li//LiCoO2 cells with a lithium metal foil as anode and LiCoO2 film as cathode of 1.5 cm2 active area using a Teflon home-made cell hardware. The Li//LiCoO2 cells were tested in the potential range 2.6-4.2 V. Specific capacity as high as 205 mC/cm2 μm was measured for the film grown at 700 °C. The growth of LiCoO2 films were studied in relation to the deposition parameters for their effective utilization as cathode materials in solid-state microbattery application.  相似文献

As described by Kutoglu (1976 [16]), single crystals of As4S4 (II) phase have been grown using a new two-step synthesis that drastically increases the reproducibility that is attainable in synthetic experiments. First, through photo-induced phase transformation, pararealgar powder is prepared as a precursor instead of AsS melt. Then it is dissolved and recrystallized from CS2 solvent. Results show that single crystals of the As4S4 (II) phase were obtained reproducibly through the dissolution–recrystallization process. Single crystals of As4S4 (II) obtained using this method were translucent and showed a uniform yellow-orange color. The crystal exhibits a platelet-like shape as a thin film with well-developed faces (0 1 0) and (0 1¯ 0). The grown crystals are as large as 0.50×0.50×0.01 mm. They were characterized using powder and single crystal X-ray diffraction techniques to confirm the phase identification and the lattice parameters. The As4S4 (II) phase crystallizes in monoclinic system with cell parameters a=11.202(4) Å, b=9.954(4) Å, c=7.142(4) Å, β=92.81(4)°, V=795.4(6) Å3, which shows good agreement with the former value. Raman spectroscopic studies elucidated the behavior of the substance and the relation among phases of tetra-arsenic tetrasulfide.  相似文献

The bulk single crystals of low-dimensional magnet (CH3)2NH2CuCl3 (DMACuCl3 or MCCL) are grown by a slow evaporation method with different kinds of solvents, different degrees of super-saturation of solution and different temperatures of solution, respectively. Among three kinds of solvent, methanol, alcohol and water, alcohol is found to be the best one for growing MCCL crystals because of its structural similarity to the raw materials and suitable evaporation rate. The best growth temperature is in the vicinity of 35 °C. The problem of the crystals deliquescing in air has been solved through recrystallization process. The crystals are characterized by means of X-ray diffraction, specific heat and magnetic susceptibility.  相似文献

The sublimation–recombination crystal growth of bulk yttrium nitride crystals is reported. The YN source material was prepared by reacting yttrium metal with nitrogen at 1200 °C and 800 Torr total pressure. Crystals were produced by subliming this YN from the source zone, and recondensing it from the vapor as crystals at a lower temperature (by 50 °C). Crystals were grown from 2000 to 2100 °C and with a nitrogen pressure from 125 to 960 Torr. The highest rate was 9.64×10−5 mol/h (9.92 mg/h). The YN sublimation rate activation energy was 467.1±21.7 kJ/mol. Individual crystals up to 200 μm in dimension were prepared. X-ray diffraction confirmed that the crystals were rock salt YN, with a lattice constant of 4.88 Å. The YN crystals were unstable in air; they spontaneously converted to yttria (Y2O3) in 2–4 h. A small fraction of cubic yttria was detected in the XRD of a sample exposed to air for a limited time, while non-cubic yttria was detected in the Raman spectra for a sample exposed to air for more than 1 h.  相似文献

In this work Ca3N2 was investigated as a potential flux for crystallization of GaN. Melting temperature of the potential flux at high N2 pressure evaluated by thermal analysis as 1380 °C is in good agreement with the theoretical prediction. It is shown that Ca3N2 present in the liquid gallium in small amount (1 at%) dramatically accelerates synthesis of GaN from its constituents. On the other hand, it does not influence significantly the rate of GaN crystallization from solution in gallium in temperature gradient for both unseeded and seeded configurations. However the habit and color of the spontaneously grown GaN crystals change drastically. For 10 mol% Ca3N2 content in the liquid Ga it was found that the GaN thick layer and GaN crystals (identified by micro-Raman scattering measurements) were grown on the substrate. For growth from molten Ca3N2 (100%) with GaN source, the most important observations were (i) GaN source material was completely dissolved in the molten Ca3N2 flux and (ii) after experiment, GaN crystals were found on the sapphire substrate.  相似文献

Thermogravimetric analysis (TGA) and microstructural observations were carried to investigate the nitridation mechanism of β-Ga2O3 powder to GaN under an NH3/Ar atmosphere. Non-isothermal TGA showed that nitridation of β-Ga2O3 starts at ∼650 °C, followed by decomposition of GaN at ∼1100 °C. Isothermal TGA showed that nitridation follows linear kinetics in the temperature range 800–1000 °C. At an early stage of nitridation, small GaN particles (∼5 nm) are deposited on the β-Ga2O3 crystal surface and they increase with time. We proposed a mechanism for the nitridation of Ga2O3 by NH3 whereby nitridation of β-Ga2O3 proceeds via the intermediate vapor species Ga2O(g).  相似文献

Single crystals of β-In2S3 were grown by chemical vapor transport method using ICl3 as a transport agent. The below and above band-edge transitions in β-In2S3 have been characterized using optical absorption and photoluminescence (PL) measurements in the temperature range 20–300 K. Thermoreflectance (TR) and photoconductivity (PC) measurements were carried out to verify the band-edge nature of the diindium trisulfide tetragonal crystals. Experimental analyses of the transmittance, PL, PC, and TR spectra of β-In2S3 confirmed that the chalcogenide compound is a direct semiconductor with a band gap of about 1.935 eV at 300 K. β-In2S3 is familiar with its defect nature. For the β-In2S3 crystals, two defect emissions and two above band-edge luminescences were simultaneously detected in the PL spectra at low temperatures. The energy variations of the defect emissions showed temperature-insensitive behavior with respect to the temperature change from 20 to 300 K. Temperature dependences of transition energies of the near-band-edge (NBE) transitions below and above band gap are analyzed. The origins for the NBE transitions in the β-In2S3 defect crystals are discussed.  相似文献

SnO2 films have been deposited on Y-stabilized ZrO2 (YSZ) (1 0 0) substrates at different substrate temperatures (500–800 °C) by metalorganic chemical vapor deposition (MOCVD). Structural, electrical and optical properties of the films have been investigated. The films deposited at 500 and 600 °C are epitaxial SnO2 films with orthorhombic columbite structure, and the HRTEM analysis shows a clear epitaxial relationship of columbite SnO2(1 0 0)||YSZ(1 0 0). The films deposited at 700 and 800 °C have mixed-phase structures of rutile and columbite SnO2. The carrier concentration of the films is in the range from 1.15×1019 to 2.68×1019 cm−3, and the resistivity is from 2.48×10−2 to 1.16×10−2 Ω cm. The absolute average transmittance of the films in the visible range exceeds 90%. The band gap of the obtained SnO2 films is about 3.75–3.87 eV.  相似文献

The influence of significant fraction (10–50 mole%) indium in liquid gallium on GaN crystallization from a ternary Ga–In–N solution was analyzed. Crystallization experiments of GaN on GaN-sapphire templates from Ga–In solutions, at 1350–1450 °C, with prior to the growth seed wetting at 1500 °C, and 1.0 GPa N2 pressure, without solid GaN source showed faster growth of GaN on the seed (by a factor of 1.5–2) than using pure gallium solvent. Nevertheless the new grown crystals were morphologically unstable. The instability was reduced by decrease of the wetting temperature down to 1100 °C or by omitting the wetting procedure entirely, which indicated that GaN dissolves much faster in Ga–In melt than in pure Ga and that the unstable growth was caused most likely by complete dissolution of GaN template before the growth. It was observed that the crystals grown on bulk GaN substrates did not show morphological instability observed for GaN-sapphire templates. The influence of indium on thermodynamic and thermal properties of the investigated system is discussed.  相似文献

We have successfully grown bulk, single crystals of AlxGa1−xN with the Al content x ranging from 0.5 to 0.9. Samples were grown from Ga melt under high nitrogen pressure (up to 10 kbar) and at high temperature (up to 1800 °C) using a gas pressure system. The homogeneity and Al content of the crystals were investigated by X-ray diffraction and laser ablation mass spectrometry. On the basis of the high-pressure experiments, the corresponding pressure–temperature (pT) phase diagram of Al–Ga–N was derived. The bandgap of the material was determined by the femtosecond two-photon absorption autocorrelation method and is equal to 5.81±0.01 eV for the Al0.86Ga0.14N crystals.  相似文献

The growth and characterization of YAl3(BO3)4 (YAB), a potential nonlinear optical crystal for the fourth harmonic generation of Nd:YAG laser, was reported. Using top-seeded solution growth method, a YAB crystal with the dimensions of 16×16×18 mm3 was obtained from B2O3–Li2O flux system. The advantages of this flux system and the growth process were discussed in detail. The as-grown YAB crystal was verified by powder X-ray diffraction. The transparency spectra indicated that the cut-off edge of the as-grown YAB was 170 nm. The fourth harmonic generation of a frequency doubled Nd:YAG laser, from 532 to 266 nm, was carried out with a YAB crystal doubler for the first time. Output pulse power obtained was 2.4 mW at 266 nm and the conversion efficiency from 532 to 266 nm was about 15.6%.  相似文献

Epitaxial (La0.07Sr0.93)SnO3 [LSSO] films were deposited on CaF2 substrates by pulse laser deposition. The (1 0 0)c orientation of LSSO films was observed only on (1 1 0)CaF2, whereas (1 1 0)c orientation was found on (1 1 1)CaF2 and (1 0 0)CaF2. (0 0 1) polar axis oriented tetragonal Pb(Zr0.35Ti0.65)O3 films were grown on the fabricated (1 0 0)cLSSO∥(1 1 0)CaF2 by pulsed metal organic chemical vapor deposition. The (0 0 1)Pb(Zr0.35Ti0.65)O3∥(1 0 0)cLSSO∥(1 1 0)CaF2 stack structure exhibited about 70% transparency with an adsorption edge of approximately 330 nm.  相似文献

Purely wurtzite phase needle crystals and epitaxial layers of GaN were grown by the ammonothermal method using an NH4I mineralizer. The inclusion of zincblende phase GaN was effectively eliminated by increasing the growth temperature higher than 500 °C. Accordingly, an approximately 20-μm-thick GaN epitaxial layer was achieved on the Ga-polar face of a c-plane GaN seed wafer at 520 °C. Although the characteristic deep state emission band dominated the room temperature photoluminescence spectrum, the near-band-edge emission of GaN was observed for both the needle crystals and the epitaxial layers. These results encourage one to grow better quality GaN crystals at a high growth rate under high-temperature growth conditions.  相似文献

Single crystals of KInO2 were obtained from a reactive potassium hydroxide flux at 700 °C. KInO2 crystallizes in the R-3m crystal system with a=3.2998(10) Å, c=18.322(10) Å and V=172.78(12) Å3. The crystal structure is isotypic with that of α-NaFeO2 and consists of the (1 1 1) layers being occupied alternately by KO6 and InO6 octahedra. We have investigated the effect of Al on cBN formation in Li3N–hBN system at 5.0 GPa and 1300–1650 °C. Regular cBN single crystals of 0.2–0.5 mm in size were obtained. It appears that the presence of Al in hBN powder facilitates the formation of cBN crystals with regular shape, although it does not have any catalytic action for hBN–cBN phase transformation. With increasing Al concentration, the color of cBN changed darker from amber to black and the threshold temperature for cBN formation became higher. X-ray diffraction and Raman spectroscopy indicate that AlN formed by reaction of Li3N and Al and some B liberated in system.  相似文献
