Using a highly conductive ZnO(ZnAl2O4) ceramic target, c-axis-oriented transparent conductive ZnO:Al2O3 (ZAO) thin films were prepared on glass sheet substrates by direct current planar magnetron sputtering. The structural, electrical and optical properties of the films (deposited at different temperatures and annealed at 400°C in vacuum) were characterized with several techniques. The experimental results show that the electrical resistivity of films deposited at 320°C is 2.67×10−4 Ω cm and can be further reduced to as low as 1.5×10−4 Ω cm by annealing at 400°C for 2 h in a vacuum pressure of 10−5 Torr. ZAO thin films deposited at room temperature have flaky crystallites with an average grain size of ∼100 nm; however those deposited at 320°C have tetrahedron grains with an average grain size of ∼150 nm. By increasing the deposition temperature or the post-deposition vacuum annealing, the carrier concentration of ZAO thin films increases, and the absorption edge in the transmission spectra shifts toward the shorter wavelength side (blue shift).  相似文献

In the present paper, we report about synthesis of nanostructured organic–inorganic heterojunction of CdS/Polyaniline/CuInSe2 thin films by cost effective chemical route at room temperature, for solar cell application. As such obtained thin films are characterized for structural, compositional, morphological, optical and electrical properties by X-ray diffraction (XRD) pattern, energy dispersive X-ray (EDAX) analysis, scanning electron microscopy (SEM), optical absorbance spectra and I–V response respectively. The XRD reveals the polycrystalline nature of the thin films having tetragonal crystal structure and a crystallite size of 19 nm. The presence of observed and expected elements in the EDAX spectra confirms the elemental compositions in CdS/Polyaniline/CuInSe2 thin films. From SEM images it can be inferred that the surface morphology of the Polyaniline thin films exists like clothing fibers, while CdS/CuInSe2 shows granular shape particles distributed over the substrate and the SEM of CdS/Polyaniline/CuInSe2 represents mixing and attachment of circular particles to fiber like structure. The optical absorbance spectra have shown red shift in absorbance strength and energy band gap value of CdS/CuInSe2 from ~ 1.36 eV to ~ 1.62 eV upon formation of CdS/Polyaniline/CuInSe2 thin film. The I–V response of CdS/CuInSe2 and CdS/Polyaniline/CuInSe2 measured under dark and illumination to 100 mW/cm2 light, exhibited the solar characteristics from these graphs and the conversion efficiency calculated is observed to be 0.26 and 0.55% for CdS/CuInSe2 and CdS/Polyaniline/CuInSe2 thin films respectively.  相似文献

Non-polar a-plane GaN films were grown on an r-plane sapphire substrate by plasma assisted molecular beam epitaxy (PAMBE). The effect of growth temperature on structural, morphological and optical properties has been studied. The growth of non-polar a-plane (1 1 ?2 0) orientation of the GaN epilayers were confirmed by high resolution X-ray diffraction (HRXRD) study. The X-ray rocking curve (XRC) full width at half maximum of the (1 1 ?2 0) reflection shows in-plane anisotropic behavior and found to decrease with increase in growth temperature. The atomic force micrograph (AFM) shows island-like growth for the film grown at a lower temperature. Surface roughness has been decreased with increase in growth temperature. Room temperature photoluminescence shows near band edge emission at 3.434–3.442 eV. The film grown at 800 °C shows emission at 2.2 eV, which is attributed to yellow luminescence along with near band edge emission.  相似文献

Undoped and 5%(Mn, In)-doped SnO2 thin films were deposited on Si(1 0 0) and Al2O3 (R-cut) by RF magnetron sputtering at different deposition power, sputtering gas mixture and substrate temperature. X-ray reflectivity was used to determine the films thickness (10–130 nm) and roughness (~1 nm). The combination of X-ray diffraction and Mössbauer techniques evidenced the presence of Sn4+ in an amorphous environment, for as-grown films obtained at low power and temperature, and the formation of crystalline SnO2 for annealed films. As the deposition power, substrate temperature or O2 proportion are increased, SnO2 nanocrystals are formed. Epitaxial SnO2 films are obtained on Al2O3 at 550 °C. The amorphous films are quite uniform but a more columnar growth is detected for increasing deposition power. No secondary phases or segregation of dopants were detected.  相似文献

Ga5Ge15Te80 thin films have been deposited by e-beam evaporation method. The chemical composition of the deposited films was identified using energy dispersive X-ray spectrometry. The electrical conductivity, σ of the deposited films during heating/cooling cycles was investigated in the temperatures 298–570 K. The conductivity curve showed two sudden upward trends during the first heating cycle. The first upward trend occurs in the temperature range 408–430 K and was attributed to the amorphous-to-crystalline phase transformation. While the second is in the temperature range 470–495 K, and can be attributed to the crystallization process. However, for second heating cycle the conductivity curve becomes reversible. The optical band gap of the as-deposited and annealed film at annealing temperature 423 K was determined from the recorded transmittance and reflectance spectra. The obtained results were confirmed throughout the X-ray and transmission electron microscope studies.  相似文献

High-quality ZnO films were grown on Si(1 0 0) substrates with low-temperature (LT) ZnO buffer layers by an electron cyclotron resonance (ECR)-assisted molecular-beam epitaxy (MBE). In order to investigate the optimized buffer layer temperature, ZnO buffer layers of about 1.1 μm were grown at different growth temperatures of 350, 450 and 550 °C, followed by identical high-temperature (HT) ZnO films with the thickness of 0.7 μm at 550 °C. A ZnO buffer layer with a growth temperature of 450 °C (450 °C-buffer sample) was found to greatly enhance the crystalline quality of the top ZnO film compared to others. The root mean square (RMS) roughness (3.3 nm) of its surface is the smallest, compared to the 350 °C-buffer sample (6.7 nm), the 550 °C-buffer sample (7.4 nm), and the sample without a buffer layer (6.8 nm). X-ray diffraction (XRD), photoluminescence (PL) and Raman scattering measurements were carried out on these samples at room temperature (RT) in order to characterize the crystalline quality of ZnO films. The preferential c-axis orientations of (0 0 2) ZnO were observed in the XRD spectra. The full-width at half-maximum (FWHM) value of the 450 °C-buffer sample was the narrowest as 0.209°, which indicated that the ZnO film with a buffer layer grown at this temperature was better for the subsequent ZnO growth at elevated temperature of 550 °C. Consistent with these results, the 450 °C-buffer sample exhibits the highest intensity and the smallest FWHM (130 meV) of the ultraviolet (UV) emission at 375 nm in the PL spectrum. The ZnO characteristic peak at 438.6 cm−1 was found in Raman scattering spectra for all films with buffers, which is corresponding to the E2 mode.  相似文献

Zinc oxide thin films were deposited on silicon and corning-7059 glass substrates by plasma enhanced chemical vapor deposition at different substrate temperatures ranging from 36 to 400 °C and with different gas flow rates. Diethylzinc as the source precursor, H2O as oxidizer and argon as carrier gas were used for the preparation of ZnO films. Structural and optical properties of these films were investigated using X-ray diffraction, reflection high energy electron diffraction, atomic force microscopy and photoluminescence. Highly oriented films with (0 0 2) preferred planes were obtained on silicon kept at 300 °C with 50 ml/min flow rate of diethylzinc without any post annealing. Reflection high energy electron diffraction pattern also showed the crystalline nature of these films. A textured surface with rms roughness ∼28 nm was observed by atomic force microscopy for the films deposited at 300 °C. A sharp peak at 380 nm in the PL spectra indicated the UV band-edge emission.  相似文献

Optical and electrical properties of the (Se80Te20)100 ? xAgx (0  x  4) ultra-thin films have been studied. The ultra-thin films were prepared by thermal evaporation of the bulk samples. Thin films were annealed below glass transition temperature (328 K) and in between glass transition temperature and crystallization temperature (343 K). Thin films annealed at 343 K showed crystallization peaks for Se–Te–Ag phases in the XRD spectra. The transmission and reflection of as-prepared and annealed ultra-thin films were obtained in the 300–1100 nm spectral region. The optical band gap has been calculated from the transmission and reflection data. The refractive index has been calculated by the measured reflection data. It has been found that the optical band gap increases, but the refractive index, extinction coefficient, real and imaginary dielectric constant decrease with increase in Ag content. The optical band gap and refractive index show the variation in their values with increase in the annealing temperature. The extinction coefficient increases with increasing annealing temperature. The surface morphology of ultra-thin films has been determined using a scanning electron microscope (SEM). The measured dc conductivity, under a vacuum of 10? 5 mbar, showed thermally activated conduction with single activation energy in the measured temperature range (288–358 K) and it followed Meyer–Neldel rule. The dc activation energy decreases with increase in Ag content in pristine and annealed films. The results have been analyzed on the bases of thermal annealing effects in the chalcogenide thin films.  相似文献

In order to examine the possibility for TiN coatings to be low-E, TiN coatings were deposited on the glass substrates by atmospheric pressure chemical vapor deposition using titanium tetrachloride (TiCl4) and ammonia (NH3) as precursors. X-ray diffraction, sheet resistance measurement, optical transmittance spectroscopy and infrared reflectance spectroscopy were carried out to determine the relationships between the preparation parameters and the microstructure, electrical and optical properties of the coatings. The results showed that the concentration of crystals increased with increasing the substrate temperature and the flow of TiCl4, resulting in a decrease of the electrical resistivity. The optical transmittance of TiN thin films was strongly dependent on the gas flow and the substrate temperature. Under optimum conditions, continuous polycrystalline TiN coatings with FCC structure were obtained with an electrical conductivity around 34.5 Ω/□, an optical transmittance around 50% in the visible range, and an infrared reflectance higher than 50% above 3000 nm. This indicates that TiN coated glasses may be possible candidates for high IR reflectance windows.  相似文献

We have reported the synthesis of PbS nanoparticles using a layer-by-layer ionic adsorption and reaction method at room temperature. The structural, morphological, optical, electrical and wettability properties were characterized. PbS nanoparticles were found to be oriented along the (2 0 0) plane. These PbS nanoparticles were incubated in porous spin coated TiO2 films of ∼1 μm thickness using the SILAR method. A change in surface wettability in terms of surface water contact angle measurement was not observed. This confirms the insertion of PbS nanopartcles into porous TiO2. Finally, photosensitization of the PbS incubated in porous TiO2 electrode in sodium sulfide electrolyte (80 mW/cm2 light intensity) was studied.  相似文献

In this paper, amorphous ZnO thin films were obtained by direct UV irradiation of β-diketonate Zn(II) precursor complexes spin-coated on Si(1 0 0) and fused silica substrates. ZnO films were characterized by means of XPS, X-ray diffraction (XRD) and Atomic Force Microscopy (AFM). These analyses revealed that as-deposited films are amorphous and have a rougher surface than thermally treated films. Optical characterization of the films showed that these are highly transparent in the visible spectrum with an average transmittance of up to 95% over 400 nm, and an optical band-gap energy of 3.21 eV for an as-deposited film, and 3.27 eV for a film annealed at 800 °C. Low resistivity values were obtained for the ZnO films (1.0 × 10−2 Ω cm) as determined by Van der Pauw four-point probe method.  相似文献

The structural, optical dispersion and electrical conductivity properties of the CuSe thin film have been investigated using X-ray diffraction, electrical and optical characterization methods. X-ray diffraction results indicate that CuSe thin film has an amorphous structure. The electrical conductivity of the CuSe film increases with increasing temperature. The activation energy and room temperature conductivity values of the film were found to be 1.32 meV and 3.89 × 10−3 S/cm, respectively. The refractive index dispersion of the thin film obeys the single oscillator model and single oscillator parameters were determined. The Eo, n, and So values of the CuSe thin film were found to be 5.08 eV, 3.55 and 1.92 × 1014 m−2, respectively. The obtained results suggest that CuSe film is an amorphous semiconductor.  相似文献

The electrical, thermal, optical, and morphological properties of CUO doped Bi2O3–B2O3–BaO–ZnO glasses were studied as a PbO-free, low firing transparent dielectric layer for plasma display panels (PDP). CuO improved the transmittance of Bi2O3–B2O3–BaO–ZnO by up to 84% in the visible region, eliminating a yellowish color typical of Bi2O3–B2O3–BaO–ZnO. A slight absorption within the near infrared (NIR) region was also observed. The glass transition temperature (Tg), thermal coefficient of expansion (TCE), and root-mean square (rms) roughness of 0.005 wt% CuO doped Bi2O3–B2O3–BaO–ZnO were found to be 455 °C, 81.4 × 10−7/K, respectively, and 162 ± 14 Å, which satisfied the requirements for a transparent dielectric layer for PDP application.  相似文献

Thin films of Al2O3 have been deposited on polished silica glass substrates at room temperature by sol–gel dip coating technique followed by two different exposure methods. One set was annealed at different temperatures ranging from 200 °C to 800 °C for 10 h and a second set was exposed to microwave (2.45 MHz) radiation at different powers for 10 min. The lower temperature and shorter time with microwave irradiation might be ascribed to the activating and facilitating effect of microwaves on solid phase diffusion. Unlike other preparation methods, microwave heating is generally quite faster, and energy efficient. X-ray diffraction (XRD) and scanning electron microscopy (SEM), energy dispersive X-ray analysis techniques have been employed to characterize structural, morphological and elemental compositions of the films. Adhesion strength failure measurements on films performed by scratch test in progressive loading sequence have shown critical loads up to 25 N (partial perforation) for both annealed films and films exposed to microwave irradiation. Nanohardness indentation tests of the films exposed (800 W) to microwave have shown hardness of 8.3 GPa with elastic modulus of 120 GPa compared to the conventional annealed film (800°) of 4.5 GPa with elastic modulus of 90 GPa.  相似文献

ITO thin films were deposited on quartz substrates by the rf sputtering technique using various rf power keeping the substrates at room temperature. The influence of rf power on the structural, electrical, optical and morphological properties was studied by varying the rf power in the range 50–350 W. X-ray diffraction results show an amorphous – crystalline transition with nano grains. At a power of 250 W, the ITO film showed preferential orientation along (4 0 0) peak. It is observed from the optical transmission studies that the optical band gap increased from 3.57 to 3.69 eV when the rf power was increased from 50 to 250 W. The resistivity value is minimum and grain size is maximum for the ITO film deposited at 250 W. The X-ray photoelectron spectroscopy (XPS), Energy dispersive X-ray (EDX) and Atomic force microscopy AFM results confirm that the ITO films are stoichiometric and the surface contained nano-sized grains distributed uniformly all over the surface. It can be concluded that the ITO film deposited at room temperature with 250 W rf power, can provide the required optical and electrical properties useful for developing optoelectronic devices at lower temperatures.  相似文献

ZnO films were prepared by post deposition thermal oxidation in the ambient atmosphere of metallic Zn films (d = 100–170 nm) vacuum evaporated onto unheated indium tin oxide (ITO)-coated glass substrates. To study the effect of the substrate position during the Zn film deposition on the microstructure and optical properties (transmittance, reflectance and absorbance) of as obtained ZnO films, two set of Zn samples simultaneously deposited onto horizontally and obliquely arranged substrates were prepared. The as obtained ZnO films had a polycrystalline wurtzite structure, those obtained from normally deposited Zn films having a higher c-axis preferred orientation and a lower optical transmittance in the visible wavelength range. The optical band-gap was found to be of 3.14 eV for oxidized normally deposited virgin Zn films and of 3.16 eV for those obliquely deposited.  相似文献

Amorphous tungsten-doped In2O3 (IWO) films were deposited from a metallic target by dc magnetron sputtering at room temperature. Both oxygen partial pressure and sputtering power have significant effects on the electrical and optical properties of the films. The as-deposited IWO films with the optimum resistivity of 5.8 × 10?4 Ω·cm and the average optical transmittance of 92.3% from 400 to 700 nm were obtained at a W content of 1 wt%. The average transmittance in the near infrared region (700–2500 nm) is 84.6–92.8% for amorphous IWO prepared under varied oxygen partial pressure. The mobility of the IWO films reaches its highest value of 30.3 cm2 V?1 s?1 with the carrier concentration of 1.6 × 1020 cm?3, confirming their potential application as transparent conductive oxide films in various flexible devices.  相似文献

Polar and non-polar ZnMgO were synthesized on different crystallographic planes (C-, R- and M-planes) of sapphire (Al2O3) substrates by metal organic chemical vapor deposition, respectively. Under the same experimental condition, polar ZnMgO nanorods were obtained on C-Al2O3 substrate whereas non-polar ZnMgO thin films were obtained on R- and M-Al2O3 substrates. The surface morphology was significantly influenced by the competition of the preferable growth directions on different sapphire substrates. On C-Al2O3 substrate, ZnMgO nanorods were vertically well-aligned with typical lengths in the range 330–360 nm. On R- and M-Al2O3 substrates, however, ZnMgO thin films with flat surfaces were obtained, whose thickness were 150 and 20 nm, respectively. Under the same condition, the C-ZnMgO deposited on C-Al2O3 substrate has the maximum growth velocity (11 nm/nim), followed by A-ZnMgO deposited on R-Al2O3 substrate (5 nm/min), and the M-ZnMgO deposited on M-Al2O3 substrate has the minimum one (0.67 nm/min). The Near-Band-Edge (NBE) emission in Photoluminescence (PL) spectra shows a clear blueshift and a slight broadening compared with that of pure ZnO samples, which suggest that the Mg content has successfully incorporated into ZnO. The different energy blueshifts (67 meV and 98 meV) of the NBE emission demonstrate that A-ZnMgO deposited on R-Al2O3 substrate has higher Mg incorporation efficiency than C-ZnMgO on C-Al2O3 substrate.  相似文献

Glasses in the ternary system xCuO?(100 ? x)[55B2O3·45ZnO] (0  x  20 mol%) have been prepared by melting at 1200 °C and rapidly cooling at room temperature. The effect of copper ions addition in 55B2O3·45ZnO glass matrix together with the matrix effect on paramagentic behavior has been investigated using X-ray diffraction (XRD), Fourier transform infrared (FTIR) spectroscopy, differential thermal analysis (DTA), electron paramagnetic resonance (EPR), ultraviolet–visible (UV–VIS) spectroscopy and density measurements. The increase of the number of non-bridging oxygen (NBO) atoms as a function of CuO content in these glasses leads to the decrease of glass polymerization which reduces the stability of the glasses and favors the association of copper ions in clusters. This leads to the major changes of structural and optical properties of the studied glasses as can be seen from the data obtained by FTIR and EPR spectroscopies.  相似文献

Transparent undoped semiconductor indium oxide films were deposited by radio frequency (rf) plasma enhanced reactive thermal evaporation (rf-PERTE) of indium at low substrate temperature. It was experimentally verified that the variation of rf power density has a strong influence on the electrical and structural properties of the films. The thickness of the InOx films is of about 100 nm. Results show that InOx films show an average visible transmittance of about 85% and energy gap of about 2.6 eV. Structural and electrical conductivity measurements show that films are polycrystalline and there exists a linear variation of conductivity logarithm vs reciprocal of temperature. Electrical conductivity variation of 17.6 to 5.8 × 10−3 (Ω cm)−1 for films produced at rf power densities ranging from 3.9 to 78.1 mW cm−3 was obtained. This controllable semiconductor behavior can therefore satisfy the requirement of a particular application for these type of films.  相似文献
