In this work, the effects of the electric field on the optical properties of the symmetric and asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. Optical properties are obtained using the compact density matrix approach. Our calculations for the asymmetric DSPQW show that the resonant peak values of the total refractive index change and total optical absorption coefficient are maximum for a certain value of the applied electric field, due to the anti-crossing effect. However, for the symmetric DSPQW, the resonant peak values of these optical properties decrease monotonically with increasing the applied electric field. Also, our results indicate that a larger value of the optical rectification coefficient of the symmetric DSPQW can be induced by applying a small electric field.  相似文献

The linear and the third-order nonlinear optical absorptions in the asymmetric double triangular quantum wells (DTQWs) are investigated theoretically. The dependence of the optical absorption on the right-well width of the DTQWs is studied, and the influence of the applied electric field on the optical absorption is also taken into account. The analytical expressions of the linear and the nonlinear optical absorption coefficients are obtained by using the compact density-matrix approach and the iterative method. The numerical calculations are presented for the typical GaAs/AlxGa1?xAs asymmetric DTQWs. The results show that the linear as well as the nonlinear optical absorption coefficients are not a monotonous function of the right-well width, but have complex relationships with it. Moreover, the calculated results also reveal that applying an electric field to the DTQWs with a thinner right-well can enhance the linear optical absorption but has no prominent influence on the nonlinear optical absorption. In addition, the total optical absorption is strongly dependent on the incident optical intensity.  相似文献

Tunneling effect on the intersubband optical absorption in a GaAs/Al x Ga1- x As quantum well under simultaneous presence of intense non-resonant laser and static electric fields is theoretically investigated. Based on the shooting method the quasi-stationary energy levels and their corresponding linewidths are obtained. By considering the joint action of the two external fields the linear absorption coefficient is calculated by means of Fermi’s golden rule and taking into account the intersubband relaxation. We found that: (i) the linewidth broadening due to the electron tunneling has an appreciable effect on the absorption spectrum; (ii) a constant relaxation time adopted in the previous studies could not be justified even for moderate electric fields, especially in the laser dressed wells. Our model predicts that the number of absorption peaks can be controlled by the external applied fields. While in the high-electric fields the excited states become unbounded due to a significant tunneling of the electrons, for high laser intensities and low/moderate electric fields the absorption spectrum has a richer structure due to the laser-generated resonant states. The possibility of tuning the resonant absorption energies by using the combined effects of the static electric field and the THz coherent radiation field can be useful in designing new optoelectronic devices.  相似文献

The optical properties of the asymmetric double semi-parabolic quantum wells (DSPQWs) are investigated numerically for typical GaAs/AlxGa1−xAs. In this work, effects of the structure parameters such as the barrier width and the well widths on the optical properties of the asymmetric DSPQWs are investigated. The results show that the linear and nonlinear optical properties of asymmetric DSPQW are non-monotonic functions of these structure parameters. The behavior of the refractive index changes of asymmetric DSPQW with the variation of the barrier width is different substantially with that of symmetric DSPQW. Results reveal that the resonant peak values of the total absorption coefficient of asymmetric DSPQW is usually greater than that of symmetric DSPQW. Our calculations also show that the total absorption coefficient of asymmetric DSPQW is larger than that of asymmetric double square quantum well.  相似文献

The intersubband optical absorption in symmetric and asymmetric, single and coupled, double GaAs/ Ga1 − xAlxAs quantum wells is calculated. The results have been obtained in the presence of a uniform electric field as a function of the potential symmetry, size of the quantum well, and coupling parameter of the wells. In coupled double quantum wells we obtain a large Stark effect that can be used to fabricate tuneable photodetectors. We show that the effect of an applied electric field on the intersubband optical absorption is similar to changes in the dimensions of the structure. This behaviour in the intersubband optical absorption for different wells and barrier geometries can be used to study these systems in regions of interest, without the need for the growth of many different samples.  相似文献

In this work we are studying the intense laser effects on the electron-related linear and nonlinear optical properties in GaAs–Ga1?xAlxAs quantum wells under applied electric and magnetic fields. The calculated quantities include linear optical absorption coefficient and relative change of the refractive index, as well as their corresponding third-order nonlinear corrections. The nonlinear optical rectification and the second and third harmonic generation coefficients are also reported. The DC applied electric field is oriented along the hererostructure growth direction whereas the magnetic field is taken in-plane. The calculations make use of the density matrix formalism to express the different orders of the dielectric susceptibility. Additionally, the model includes the effective mass and parabolic band approximations. The intense laser effects upon the system enter through the Floquet method that modifies the confinement potential associated to the heterostructure. The results correspond to several configurations of the dimensions of the quantum well, the applied electric and magnetic fields, and the incident intense laser radiation. They suggest that the nonlinear optical absorption and optical rectification are nonmonotone functions of the dimensions of the heterostructure and of the external perturbations considered in this work.  相似文献

The theoretical study of the combined effects of electric and magnetic fields and hydrostatic pressure on the nonlinear optical absorption and rectification is presented for electrons confined within an asymmetrical GaAs?Ga1-x Alx As double quantum well. The effective mass, parabolic band, and envelope function approaches are used as tools for the investigation. The electric field is taken to be oriented along the growth direction of the heterostructure and the magnetic field is applied parallel to the interfaces of the quantum wells. The pressure-induced mixing between the two lowest conduction bands is considered both in the low and high pressure regimes. According to the results obtained it can be concluded that the nonlinear optical absorption and rectification coefficients depend in a non-trivial way on some internal and external parameters such as the size of the quantum wells, the direction of applied electric field, the magnitude of hydrostatic pressure, the stoichiometry of the wells and barriers, and the intensity of the applied magnetic field.  相似文献

The electric field is applied along the growth direction of the quantum well whereas the magnetic field has been considered to be in-plane. The calculations were performed within the density matrix formalism with the use of the effective mass and parabolic band approximations. The intense laser effects are included through the Floquet method, by modifying the confining potential associated to the heterostructure. Results are presented for the nonlinear optical absorption, the nonlinear optical rectification and the resonant peak of these two optical processes. Several configurations of the dimensions of the quantum well, the applied electric and magnetic fields, and the incident intense laser radiation have been considered. The outcome of the calculation suggests that the nonlinear optical absorption and optical rectification are non-monotonic functions of the dimensions of the heterostructure and of the external perturbations considered in this work.  相似文献

In the present theoretical study, we investigate the influence of external fields (electric and/or magnetic) on the binding energy of hydrogenic impurities in a GaAs/Ga1-xAlxAs inverse parabolic quantum well, in which the parabolicity depends on the Al concentrations at the well center. Our calculations have been based on the potential morphing method in the effective mass approximation. The systematic theoretical investigation contains results with all possible combinations of the involved parameters, as quantum well width, Al concentrations at the well center, position of the impurity and magnitudes of the external fields.  相似文献

The cyclotron mass of magnetopolarons in wurtzite In x Ga 1 x N/GaN quantum well is studied in the presence of an external magnetic field by using the Larsen perturbation method.The effects of the built-in electric field and different phonon modes including interface,confined and half-space phonon modes are considered in our calculation.The results for a zinc-blende quantum well are also given for comparison.It is found that the main contribution to the transition energy comes from half-space and interface phonon modes when the well width is very small while the confined modes play a more important role in a wider well due to the location of the electron wave function.As the well width increases,the cyclotron mass of magnetopolarons first increases to a maximum and then decreases either with or without the built-in electric field in the wurtzite structure and the built-in electric field slightly reduces the cyclotron mass.The variation of cyclotron mass in a zinc-blende structure is similar to that in a wurtzite structure.With the increase of external magnetic field,the cyclotron mass of polarons almost linearly increases.The cyclotron frequency of magnetopolarons is also discussed.  相似文献

Considering the strong built-in electric field (BEF) induced by the spontaneous and piezoelectric polarizations and the intrasubband relaxation, we investigate the linear and nonlinear intersubband optical absorptions in InxGa1-xN/AlyGa1-yN strained single quantum wells (QWs) by means of the density matrix formalism. Our numerical results show that the strong BEF is on the order of MV/cm, which can be modulated effectively by the In composition in the QW. This electric field greatly increases the electron energy difference between the ground and the first excited states. The electron wave functions are also significantly localized in the QW due to the BEF. The intersubband optical absorption peak sensitively depends on the compositions of In in the well layer and Al in the barrier layers. The intersubband absorption coefficient can be remarkably modified by the electron concentration and the incident optical intensity. The group-III nitride semiconductor QWs are suitable candidate for infrared photodetectors and near-infrared laser amplifiers.  相似文献

在有效质量近似下,考虑到外电场的影响,详细研究了直接带隙Ge/GeSi量子阱中带间光跃迁吸收系数和阈值能量随量子阱阱宽,外电场强度的变化情况。结果表明:随着外电场的增强,带间光跃迁吸收强度会逐渐减弱,阈值能量减小,吸收曲线向低能方向移动,出现了红移现象。此外,当量子阱比较大时,外电场对量子阱中带间光跃迁阈值能量的影响更加明显。  相似文献

In this work, both the intersubband optical absorption coefficients and the refractive index changes are calculated exactly in a quantum box. Analytical expressions for the linear and nonlinear intersubband absorption coefficients and refractive index changes are obtained by using the compact-density matrix approach. Numerical results are presented for typical GaAs/AlxGa1−x As quantum box system. The linear, third-order nonlinear and total absorption and refractive index changes are investigated as a function of the incident optical intensity and structure parameters such as box-edge length and stoichiometric ratio. In this paper, we first obtain an analytic relation for studying the position-dependent effective mass in a GaAs/AlxGa1−xAs cubic quantum dot. Then, the effect of position-dependent effective mass on the intersubband optical absorption coefficient and the refractive index change in the quantum dot are studied. Our numerical calculations are performed using both a constant effective mass and the position-dependent effective mass. We calculate the linear, nonlinear and total intersubband absorption coefficient and refractive index change as a function of the incident optical intensity and structural parameters such as dot length. The results obtained from the present work show that spatially varying electron effective mass plays an important role in the intersubband optical absorption coefficient and refractive index change in a cubic quantum dot.  相似文献

The second harmonic generation (SHG) in the asymmetric double triangular quantum wells (DTQWs) is investigated theoretically. The dependence of the SHG coefficient on the right-well width of the DTQWs is studied, and the influence of the applied electric field on SHG coefficient is also taken into account. The analytical expression of the SHG coefficient is analyzed by using the compact density-matrix approach and the iterative method. Finally, the numerical calculations are presented for the typical GaAs/AlxGa1−xAs asymmetric DTQWs. The results show that the calculated SHG coefficient in this coupled system can reach the magnitude of 10−5 m/V, 1–2 orders of magnitude higher than that in step quantum well, and that in double square quantum wells. Moreover, the SHG coefficient is not a monotonic function of the right-well width, but has complex relationship with it. The calculated results also reveal that an applied electric field has a great influence on the SHG coefficient. Applying an appropriate electric field to a DTQW with a wider right well can induce a sharper peak of the SHG coefficient due to the double-resonant enhancement.  相似文献

By considering usual matrix procedures we examine how the exciton affects the nonlinear optical properties of 3-D semiconductor GaAs quantum dot. We calculate the third-order optical susceptibility of the GaAs (well) AlxGaAs1?x (barrier), and consequently the refractive index and the absorption coefficient. By increasing the Al content (x) in barrier material, carrier relaxation time is enhanced and the susceptibility peaks and their positions showed a blue shift, which agrees with the existing experimental work. For an anisotropic QD, the third-order nonlinear absorption coefficient depends strongly on the quantum dot width.  相似文献

Cd1-x ZnxS nanocrystals are prepared by a co-precipitation method with different atomic fractions of Zn.The texture,structural transformation and optical properties with increasing x value in Cd1-x ZnxS are studied with scanning electron microscopy,electron diffraction patterning,and absorption spectra respectively.Quantum confinement in a strained CdS/Cd1-xZnxS related nanodot with various Zn content values is investigated theoretically.Binding energies on exciton bound CdS/CdxZn1-xS quantum dot are computed,with consideration of the internal electric field induced by the spontaneous and piezoelectric polarizations,and thereby the interband emission energy is calculated as a function of the dot radius.The optical band gap from the UV absorption spectrum is compared with the interband emission energy computed theoretically.Our results show that the average diameter of composite nanoparticles ranges from 3 nm to 6 nm.The X-ray diffraction pattern shows that all the peaks shift towards the higher diffracting angles with an increase in Zn content.The lattice constant gradually decreases as the Zn content increases.The strong absorption edge shifts towards the lower wavelength region and hence the band gap of the films increases as the Zn content increases.The values of the absorption edge are found to shift towards the shorter wave length region and hence the direct band gap energy varies from 2.5 eV for the CdS film and 3.5 eV for the ZnS film.Our numerical results are in good agreement with the experimental results.  相似文献

In the present work, the changes in the intersubband optical absorption coefficients and the refractive index in a modulation-doped quantum well have been investigated theoretically. Within the envelope function approach and the effective mass approximation, the electronic structure of the quantum well is calculated from the self-consistent numerical solution of the coupled Schrödinger-Poisson equations. The analytical expressions of optical properties are obtained by using the compact density-matrix approach. The numerical results GaAs/AlxGa1−xAs are presented for typical modulation-doped quantum well system. The linear, third-order nonlinear and total absorption and refractive index changes depending on the doping concentration are investigated as a function of the incident optical intensity and structure parameters, such as quantum well width and stoichiometric ratio. The results show that the doping concentration, the structure parameters and the incident optical intensity have a great effect on the optical characteristics of these structures.  相似文献

Electronic energies of an exciton confined in a strained Zn1−x Cd x Se/ZnSe quantum dot have been computed as a function of dot radius with various Cd content. Calculations have been performed using Bessel function as an orthonormal basis for different confinement potentials of barrier height considering the internal electric field induced by the spontaneous and piezoelectric polarizations. The optical absorption coefficients and the refractive index changes between the ground state (L = 0) and the first excited state (L = 1) are investigated. It is found that the optical properties in the strained ZnCdSe/ZnSe quantum dot are strongly affected by the confinement potentials and the dot radii. The intensity of the total absorption spectra increases for the transition between higher levels. The obtained optical nonlinearity brings out the fact that it should be considered in calculating the optical properties in low dimensional semiconductors especially in quantum dots.  相似文献
