Dominant aim of the paper was to verify the existence of the SimHn clusters in a-Si:H layers. Thin layers were deposited by plasma-enhanced chemical vapor deposition (PECVD) on both glass and crystalline silicon substrates. Their IR and structural properties were investigated by Fourier transform infrared spectroscopy (FTIR) and X-ray diffraction at grazing incidence angle (XRDGI). We have found that the layer probably consists of larger structurally ordered parts corresponding to SimHn clusters and separated groups of (Si-Hx)N. The ordered parts could be identified as some of SimHn clusters ranging from (10, 16) to (84, 64) represented by corresponding vibration frequencies in three following IR regions: 600-750, 830-900 and 2080-2180 cm−1. XRDGI measurement indicates that diffraction maximum at around 2Θ = 28° can be attributed to an existing SimHn cluster.  相似文献

Hf1−xSixOy is an attractive candidate material for high-k dielectrics. We report in this work the deposition of ultra-thin Hf1−xSixOy films (0.1 ≤ x ≥ 0.6) on silicon substrate at 450 °C by UV-photo-induced chemical vapour deposition (UV-CVD) using 222 nm excimer lamps. Silicon(IV) and hafnium(IV) organic compounds were used as the precursors. Films from around 5 to 40 nm in thickness with refractive indices from 1.782 to 1.870 were grown. The deposition rate was found to be of 6 nm/min at a temperature of 450 °C. The physical, interfacial and electrical properties of hafnium silicate (Hf1−xSixOy) thin films were investigated by using X-ray photoelectron spectroscopy, ellipsometry, FT-IR, C-V and I-V measurements. XRD showed that they were basically amorphous, while Fourier transform infrared spectroscopy (FT-IR), clearly revealed Hf-O-Si absorption in the photo-CVD deposited Hf1−xSixOy films. Surface and interfacial properties were analysed by TEM and XPS. It is found that carbon content in the films deposited by UV-CVD is very low and it also decreases with increasing Si/(Si + Hf) ratio, as low as about 1 at.% at the Si/(Si + Hf) ratio of 60 at.%.  相似文献

The effects of C60 cluster ion beam bombardment in sputter depth profiling of inorganic-organic hybrid multiple nm thin films were studied. The dependence of SIMS depth profiles on sputter ion species such as 500 eV Cs+, 10 keV C60+, 20 keV C602+ and 30 keV C603+ was investigated to study the effect of cluster ion bombardment on depth resolution, sputtering yield, damage accumulation, and sampling depth.  相似文献

In the present study, we have observed silicon–carbon cluster ions (SinCm+) emitted from a Si(1 0 0) surface under irradiation of reactive molecular ions, such as C6F5+, at 4 keV, 1 μA/cm2. The cluster Sin up to n=8 and “binary” cluster SinC up to n=6 are clearly detected for the C6F5+ irradiation. Stoichiometric clusters (SinCm n=m) except SiC+ and other binary clusters which contain more than two carbon atoms (m≥2) were scarcely observed. The observed clusters show a yield alternation between odd and even n. The intensities of Si4, Si6 and Si5C clusters are relatively higher than those of the neighboring clusters. In the case of Si5C, it is considered that doped carbon atom acts as silicon atom. These results imply that the recombination through the nascent cluster emission and subsequent decomposition takes place during the cluster formation.  相似文献

The positive secondary ion yields of B+ (dopant), Si+ and Ge+ were measured for Si1−xGex (0 ≤ x ≤ 1) sputtered by 5.5 keV 16O2+ and 18O2+. It is found that the useful yields of Ge+ and B+ suddenly drop by one order of magnitude by varying the elemental composition x from 0.9 to 1 (pure Ge). In order to clarify the role of oxygen located near surface regions, we determined the depth profiles of 18O by nuclear resonant reaction analysis (NRA: 18O(p,α)15N) and medium energy ion scattering (MEIS) spectrometry. Based on the useful yields of B+, Si+ and Ge+ dependent on x together with the elemental depth profiles determined by NRA and MEIS, we propose a probable surface structure formed by 5.5 keV O2+ irradiation.  相似文献

In the process of investigating the interaction of fullerene projectiles with adsorbed organic layers, we measured the kinetic energy distributions (KEDs) of fragment and parent ions sputtered from an overlayer of polystyrene (PS) oligomers cast on silver under 15 keV C60+ bombardment. These measurements have been conducted using our TRIFT™ spectrometer, recently equipped with the C60+ source developed by Ionoptika, Ltd. For atomic ions, the intensity corresponding to the high energy tail decreases in the following order: C+(E−0.4) > H+(E−1.5) > Ag+(E−3.5). In particular, the distribution of Ag+ is not broader than those of Ag2+ and Ag3+ clusters, in sharp contrast with 15 keV Ga+ bombardment. On the other hand, molecular ions (fragments and parent-like species) exhibit a significantly wider distribution using C60+ instead of Ga+ as primary ions. For instance, the KED of Ag-cationized PS oligomers resembles that of Ag+ and Agn+ clusters. A specific feature of fullerene projectiles is that they induce the direct desorption of positively charged oligomers, without the need of a cationizing metal atom. The energy spectrum of these PS+ ions is significantly narrower then that of Ag-cationized oligomers. For characteristic fragments of PS, such as C7H7+ and C15H13+ and polycyclic fragments, such as C9H7+ and C14H10+, the high energy decay is steep (E−4 − E−8). In addition, reorganized ions generally show more pronounced high energy tails than characteristic ions, similar to the case of monoatomic ion bombardment. This observation is consistent with the higher excitation energy needed for their formation. Finally, the fraction of hydrocarbon ions formed in the gas phase via unimolecular dissociation of larger species is slightly larger with gallium than with fullerene projectiles.  相似文献

The profile of the energy deposition footprint is controlled during the C60+ erosion of Si surfaces by varying the incident energy and/or incident angle geometry. Sputter yield, surface topography, and chemical composition of the eroded surfaces were characterized using atomic force microscopy (AFM) and secondary ion mass spectrometry (SIMS). The experiments show that the 10 keV, 40° incident C60+ erosion of Si results in the formation of a C containing, mound-like structure on the solid surface. We find that the occurrence of this C feature can be avoided by increasing the incident energy of the C60+ projectile or by increasing the incident angle of the C60+ projectile. While both strategies allow for the Si samples to be eroded, the occurrence of topographical roughening limits the usefulness of C60+ in ultra-high resolution semiconductor depth profiling. Moreover, we find that the relative effect of changing the incident angle geometry of the C60+ projectile on the profile of the energy deposition footprint, and thus the sputter yield, changes according to the kinetic energy of the projectile and the material of the bombarded surface, a behavior that is quite different than what is observed for an atomic counterpart.  相似文献

A NiAl(1 1 1) single crystal was bombarded with 15 keV Ar+, and the resulting secondary neutrals were analysed by laser postionisation secondary neutral mass spectrometry. By measuring the individual cluster photoion intensity as a function of laser power, the sputter yields of 33 individual clusters were determined. The yield of Aln clusters sputtered from NiAl falls with increasing cluster nuclearity as n−8.7 while Nin and AlmnNin yields are proportional to n−5.9 and n−5.2, respectively. The distribution of thee yields of mixed AlmnNin clusters with n and m is found to diverge significantly from the expected distribution based on a random combinatorial approach, indicating that the energetics due to the chemical bonding in the clusters plays a significant role during cluster formation in the sputtering process.  相似文献

Five-layered Si/SixGe1−x films on Si(1 0 0) substrate with single-layer thickness of 30 nm, 10 nm and 5 nm, respectively were prepared by RF helicon magnetron sputtering with dual targets of Si and Ge to investigate the feasibility of an industrial fabrication method on multi-stacked superlattice structure for thin-film thermoelectric applications. The fine periodic structure is confirmed in the samples except for the case of 5 nm in single-layer thickness. Fine crystalline SixGe1−x layer is obtained from 700 °C in substrate temperature, while higher than 700 °C is required for Si good layer. The composition ratio (x) in SixGe1−x is varied depending on the applied power to Si and Ge targets. Typical power ratio to obtain x = 0.83 was 7:3, Hall coefficient, p-type carrier concentration, sheet carrier concentration and mobility measured for the sample composed of five layers of Si (10 nm)/Si0.82Ge0.18 (10 nm) are 2.55 × 106 /°C, 2.56 × 1012 cm−3, 1.28 × 107 cm−2, and 15.8 cm−2/(V s), respectively.  相似文献

A novel quantification approach is applied to determine in situ the amount of surface oxygen within the sputtered particle escape depth during steady-state sputter depth profiling of silicon under simultaneous oxygenation with an oxygen flood gas or with an oxygen primary ion beam. Quantification is achieved by comparing the secondary ion intensities of 16O that is adsorbed or implanted at the Si surface with the measured peak intensities of a calibrated 18O ion implant used as a reference standard. Sputtered ion yields can thereby be related to surface oxygen levels. In the present work the dependences of the partial silicon sputter yield Y and of the positive and negative secondary ion useful yields UY(X±) (X = B, O, Al, Si, P) on the oxygen/silicon ratio, O/Si, in the sputtered flux are studied for 40Ar+ bombardment of Si with simultaneous O2 flooding. The silicon sputter yield is found to decrease with increasing flood pressure and O/Si ratio by up to a factor of 3. Both positive and negative secondary ion yields are enhanced by the presence of oxygen at the silicon surface. The useful ion yield of Si+ scales non-linearly with the atom fraction of surface oxygen; this behavior is shown to invalidate models that suggest that Si+ ion yield enhancement is dominated either by isolated oxygen atoms or by formation of SiO2 precipitates. In contrast a microscopic statistical model that assumes that local Si+ ion formation depends only on the number of oxygen atoms coordinated to the Si atom to be ejected fits the ion yield data quantitatively.  相似文献

The surface of a triblock copolymer, containing a solid-phase drug, was investigated using 15 keV Ga+ and 20 keV C60+ ion beams. Overall, the results illustrate the successful use of a cluster ion beam for greatly enhancing the molecular ion and high-mass fragment ion intensities from the surface and bulk of the polymer system. The use of C60+ also established the ability to see through common overlayers like poly(dimethyl siloxane) which was not possible using atomic ion sources. Moreover, the use of C60+ allowed depth profiles to be obtained using primary ion dose densities in excess of 6 × 1014 C60+/cm2. Resulting sputter craters possess relatively flat bottoms without the need for sample rotation and reached depths of ca. 2 μm. AFM results illustrate the more gentile removal of surface species using cluster ions. Specifically, phase contrast and topographic images suggest the relatively high ion doses do not significantly alter the phase distribution or surface topography of the polymer. However, a slight increase in rms roughness was noticed.  相似文献

The phase relation of LaFe11.5Si1.5 alloys annealed at different high-temperature from 1223 K (5 h) to 1673 K (0.5 h) has been studied. The powder X-ray diffraction (XRD) patterns show that large amount of 1:13 phase begins to form in the matrix alloy consisting of α-Fe and LaFeSi phases when the annealing temperature is 1423 K. In the temperature range from 1423  to 1523 K, α-Fe and LaFeSi phases rapidly decrease to form 1:13 phase, and LaFeSi phase is rarely observed in the XRD pattern of LaFe11.5Si1.5 alloy annealed at 1523 K. With annealing temperature increasing from 1573  to 1673 K, the LaFeSi phase is detected again in the LaFe11.5Si1.5 alloy, and there is La5Si3 phase when the annealing temperature reaches 1673 K. There almost is no change in the XRD patterns of LaFe11.5Si1.5 alloys annealed at 1523 K for 3-5 h. According to this result, the La0.8Ce0.2Fe11.5−xCoxSi1.5 (0≤×≤0.7) alloys are annealed at 1523 K (3 h). The analysis of XRD patterns shows that La0.8Ce0.2Fe11.5xCoxSi1.5 alloys consist of the NaZn13-type main phase and α-Fe impurity phase. With the increase of Co content from x=0 to 0.7, the Curie temperature TC increases from 180 to 266 K. Because the increase of Co content can weaken the itinerant electron metamagnetic transition, the order of the magnetic transition at TC changes from first to second-order between x=0.3 and 0.5. Although the magnetic entropy change decreases from 34.9 to 6.8 J/kg K with increasing Co concentration at a low magnetic field of 0-2 T, the thermal and magnetic hysteresis loss reduces remarkably, which is very important for the magnetic refrigerant near room temperature.  相似文献

The hydrogen content in a-Si1−xGex:H thin films is an important factor deciding the density and the optical band gap. We measured the elemental depth profiles of hydrogen together with Si and Ge by elastic recoil detection analysis (ERDA) combined with Rutherford backscattering (RBS) using MeV He2+ ions. In order to determine the hydrogen depth profiles precisely, the energy- and angle-dependent recoil cross-sections were measured in advance for the standard sample of a CH3+-implanted Si substrate. The cross-sections obtained here are reproduced well by a simple expression based on the partial wave analysis assuming a square well potential (width: r0 = 2.67 × 10−13 cm, depth: V0 = −36.9 MeV) within 1%. For the a-Si1−xGex:H films whose elemental compositions were determined by ERDA/RBS, we measured the secondary ions yields of HCs2+, SiCs2+, H, Si and Ge as a function of Ge concentration x. As a result, it is found that the useful yield ratios of HCs2+/SiCs2+, H/Si and Ge/Si are almost constant and thus the elemental depth profiles of the a-Si1−xGex:H films can be also determined by secondary ion mass spectrometry (SIMS) within 10% free from a matrix effect.  相似文献

It has been found that spherical large clusters of carbon atoms are formed by irradiation of crystalline C60 films grown on Si(1 1 1)-(7 × 7) surfaces with electrons field-emitted from a scanning tunneling microscope probe tip. The size distribution of the clusters deduced from surface profile measurements suggests that the dominant clusters were not necessarily C60n (n = 2-4) expected from the simple fusion of C60 molecules. It was proposed that electronic excitations of C60 molecules caused the fragment and coalescence of the molecules to form the giant fullerenes as in the photo-induced similar effects.  相似文献

We report a study of Irn/TiO2 samples prepared by size and energy-selected deposition of Irn+ (n=1, 2, 5, 10, 15) on rutile TiO2(1 1 0) at room temperatures. The Ir clusters are found to be formally in the zero oxidation state, and there are no significant shifts in Ir 4f binding energy with cluster size. Over a wide range of impact energies, both Ir XPS intensity and peak position are constant, indicating constant sticking coefficient, and no impact-driven redox chemistry. Low energy ion scattering spectroscopy (ISS) suggests that the deposited Ir clusters remain largely intact, neither fragmenting nor agglomerating, and retaining 3-D structures for the larger sizes. For impact energies above 10 eV/atom, comparison of ISS and XPS data show that the Ir clusters are penetrating into the TiO2 surface, with the extent of penetration increasing with both per atom energy and cluster size. Temperature programmed desorption (TPD) of CO is used to further characterize the deposited Irn. This system shows pronounced substrate-mediated adsorption (SMA) in low CO exposures, with strong dependence on cluster size. ISS and sputtering experiments indicate that CO adsorbed via SMA is bound differently than CO adsorbed in high dose experiments. In experiments with sequential C16O and C18O doses, facile C16O → C18O exchange is observed for Ir5 and larger clusters, but not for Ir2. The peak CO desorption temperature is found to decrease with cluster size. The cycle of CO adsorption and heating comprising a TPD experiment have a dramatic effect on the sample morphology, leading to encapsulation of Ir by a thin TiOx layer.  相似文献

The structural parameters with stability upon Si incorporation and elastic, electronic, thermodynamic and optical properties of Ti3Al1−xSixC2 (0≤x≤1) are investigated systematically by the plane wave pseudopotential method based on the density functional theory (DFT). The increase of some elastic parameters with increasing Si-content renders the alloys to possess higher compressive and tensile strength. The Vickers hardness value obtained with the help of Mulliken population analysis increases as x is increased from 0 to 1. The solid solutions considered are all metallic with valence and conduction bands, which have a mainly Ti 3d character, crossing the Fermi level. The temperature and pressure dependences of bulk modulus, normalized volume, specific heats, thermal expansion coefficient, and Debye temperature are all obtained through the quasi-harmonic Debye model with phononic effects for T=0−1000 K and P=0−50 GPa. The obtained results are compared with other results available. Further an analysis of optical functions for two polarization vectors reveals that the reflectivity is high in the visible–ultraviolet region up to ∼10.5 eV region showing promise as a good coating material.  相似文献

Pristine and Au-covered molecular films have been analyzed by ToF-SIMS (TRIFT™), using 15 keV Ga+ (FEI) and 15 keV C60+ (Ionoptika) primary ion sources. The use of C60+ leads to an enormous yield enhancement for gold clusters, especially when the amount of gold is low (2 nmol/cm2), i.e. a situation of relatively small nanoparticles well separated in space. It also allows us to extend significantly the traditional mass range of static SIMS. Under 15 keV C60+ ion bombardment, a series of clusters up to a mass of about 20,000 Da (Au100: 19,700 Da) is detected. This large yield increase is attributed to the hydrocarbon matrix (low-atomic mass), because the yield increase observed for thick metallic films (Ag, Au) is much lower. The additional yield enhancement factors provided by the Au metallization procedure for organic ions (MetA-SIMS) have been measured under C60+ bombardment. They reach a factor of 2 for the molecular ion and almost an order of magnitude for Irganox fragments such as C4H9+, C15H23O+ and C16H23O.  相似文献

Sputtering of organic materials using a C60 primary ion beam has been demonstrated to produce significantly less accumulated damage compared to sputtering with monatomic and atomic-cluster ion beams. However, much about the dynamics of C60 sputtering remains to be understood. We introduce data regarding the dynamics of C60 sputtering by evaluating TOF-SIMS depth profiles of bulk poly(methyl methacrylate) (PMMA). Bulk PMMA provides an ideal test matrix with which to probe C60 sputter dynamics because there is a region of steady-state secondary ion yield followed by irreversible signal degradation. C60 sputtering of PMMA is evaluated as a function of incident ion kinetic energy using 10 keV C60+, 20 keV C60+ and 40 keV C60++ primary ions. Changes in PMMA chemistry, carbon accumulation and graphitization, and topography as a function of total C60 ion dose at each accelerating potential is addressed.  相似文献

Gd5(SixGe1−x)4, known for its giant magnetocaloric effect, also exhibits a colossal strain of the order of 10,000 ppm for a single crystal near its coupled first-order magnetic-structural phase transition, which occurs near room temperature for the compositions 0.41≤x≤0.575. Such colossal strain can be utilised for both magnetic sensor and actuator applications. In this study, various measurements have been carried out on strain as a function of magnetic field strength and as a function of temperature on single crystal Gd5Si2Ge2 (x=0.5), and polycrystalline Gd5Si1.95Ge2.05 (x=0.487) and Gd5Si2.09Ge1.91 (x=0.52). Additionally a giant magnetostriction/thermally induced strain of the order of 1800 ppm in polycrystalline Gd5Si2.09Ge1.91 was observed at its first order phase transition on varying temperature using a Peltier cell without the use of bulky equipment such as cryostat or superconducting magnet.  相似文献

Angle resolved photoemission studies of the Si 2p and Si 1s core levels and the Si KL2,3L2,3 Auger transitions from SiO2/SiC samples are reported. Most samples investigated were grown in situ on initially clean and well ordered √3×√3 reconstructed 4H-SiC(0 0 0 1) surfaces but some samples were grown ex situ using a standard dry oxidation procedure. The results presented cover samples with total oxide thicknesses from about 5 to 118 Å. The angle resolved data show that two oxidation states only, Si+1 and Si+4, are required to explain and model recorded Si 2p, Si 1s and Si KLL spectra.The intensity variations observed in the core level components versus electron emission angle are found to be well described by a layer attenuation model for all samples when assuming a sub-oxide (Si2O) at the interface with a thickness ranging from 2.5 to 4 Å. We conclude that the sub-oxide is located at the interface and that the thickness of this layer does not increase much when the total oxide thickness is increased from about 5 to 118 Å.The SiO2 chemical shift is found to be larger in the Si 1s level than in the Si 2p level and to depend on the thickness of the oxide layer. The SiO2 shift is found to be fairly constant for oxides less than about 10 Å thick, to increase by 0.5 eV when increasing the oxide thickness to around 25 Å and then to be fairly constant for thicker oxides. An even more pronounced dependence is observed in the Si KLL transitions where a relative energy shift of 0.9 eV is determined.The relative final state relaxation energy ΔR(2p) is determined from the modified Auger parameter. This yields a value of ΔR(2p)=−1.7 eV and implies, for SiO2/SiC, a “true” chemical shift in the Si 2p level of only ≈0.4 eV for oxide layers of up to 10 Å thick.  相似文献
