Cleaning the surfaces of the as-deposited Ge2Sb2Te5 was studied by X-ray photoelectron spectroscopy (XPS), atomic force microscopy (AFM) and X-ray diffraction (XRD). The mixed native oxides on the as-deposited Ge2Sb2Te5 surface can be easily removed by dipping Ge2Sb2Te5 in de-ionized water for 1 min, while the surface morphology remains unchanged after cleaning. Native oxides only re-grow after exposure to air for more than 4 min. Although dipping in water leads to a surface layer deficient in Ge and Sb, the surface composition of Ge2Sb2Te5 can recover to its stoichiometric value after annealing at 200 °C in vacuum. The phase remains amorphous at room temperature after dipping in water, and changes to fcc and hcp after annealing at 100 and 220 °C, respectively.  相似文献

A simple combustion route was employed for the preparation of Eu3+-doped MgAl1.8Y0.2−xO4 nanocrystals using metal nitrates as precursors and urea as a fuel in a preheated furnace at 500 °C. The powders thus obtained were then fired at 1000 °C for 3 h to get better luminescent properties. The incorporation of Eu3+ activator in these nanocrystals was checked by luminescence characteristics. These nanocrystals displayed bright red color on excitation under 254 nm UV source. The main emission peak was assigned to the transition [5D07F2] at 615 nm. Scanning electron microscopy (SEM) and transmission electron microscopy (TEM) studies were carried out to understand surface morphological features and the particle size. Crystal structures of the nanocrystals were investigated by the X-ray diffraction (XRD) technique. The crystallite size of the as-prepared nanocrystals was around 29 nm, which was evaluated from the broad XRD peaks. The crystallite size increased to ∼45 nm on further heat treatment at 1000 °C.  相似文献

Zn0.95−xCo0.05CuxO (ZCCO, where x = 0, 0.005, 0.01 and 0.015) thin films were deposited on Si (1 0 0) substrates by pulsed laser deposition technique. Crystal structures, surface morphologies, chemical compositions, bonding states and chemical valences of the corresponding elements for ZCCO films were characterized by X-ray diffraction (XRD), field emission scanning electron microscope (FESEM) and X-ray photoelectron spectroscopy (XPS). XRD and FESEM results indicate that crystallite sizes of the highly (0 0 2)-oriented ZCCO films slightly decrease with increasing Cu content. When the Cu content increases from 0 to 0.015, Zn 2p3/2, Co 2p, Cu 2p3/2 and O 1s peaks of the ZCCO film shift towards higher or lower binding energy regions, and the reasons for these chemical shifts are investigated by fitting the corresponding XPS narrow-scan spectra. Both in-plane and out-of-plane magnetization-magnetic field hysteresis loops of the ZCCO films reveal that all the films have room temperature ferromagnetisms (RTFMs). The conceivable origin of the RTFM is ascribed to the combined effects of the local structural disorder resulted from (Co2+, Cu2+, Cu1+)-cations which substitute Zn2+ ions in the ZnO matrices, ferromagnetic coupling between coupled dopant atoms caused by Co2+ (3d74s0) and Cu2+ (3d94s0) spin states, and exchange interactions between the unpaired electron spins originating from lattice defects induced by Cu doping in the Zn0.95Co0.05O matrices.  相似文献

Cathodoluminescent (CL) spectra of Li-doped Gd2−xYxO3:Eu3+ solid-solution (0.0?x?0.8) were investigated at low voltages (300 V-1 kV). The CL intensity is maximum for the composition of x=0.2 and gradually reduces with increasing the amount of substituted Y content. In particular, small (∼100 nm) particles of Li-doped Gd1.8Y0.2O3:Eu3+ are obtained by firing the citrate precursors at only 650°C for 18 h. Relative red-emission intensity at 300 V of this phosphor is close to 180% in comparison with that of commercial red phosphor Y2O3:Eu3+. An increase of firing temperature to 900°C results in 400-600 nm sized spherical particles. At low voltages (300-800 V), the CL emission of 100 nm sized particles is much stronger than that of 400-600 nm sized ones. In contrast, the larger particles exhibit the higher CL emission intensity at high voltages (1-10 kV). Taking into consideration small spherical morphology and effective CL emission, Li-doped Gd1.8Y0.2O3:Eu3+ appears to be an efficient phosphor material for low voltage field emission display.  相似文献

Nanocrystalline Y2Si2O7:Eu phosphor with an average size about 60 nm is easily prepared using silica aerogel as raw material under ultrasonic irradiation and annealing temperature at 300-600 °C and this nanocrystalline decomposes into Y2O3:Eu and silica by heat treatment at 700-900 °C. The excitation broad band centered at 283 and 254 nm results from Eu3+ substituting for Y3+ in Y2Si2O7 and Y2O3/SiO2, respectively. Compared with Y2O3:Eu/SiO2 crystalline, the PL excitation and emission peaks of Y2Si2O7:Eu nanocrystalline red-shift and lead to the enhance of its luminescence intensity due to the different chemical surroundings of Eu3+ in above nanocrystallines. The decrease of PL intensity may be ascribed to quenching effect resulting from more defects in Y2O3:Eu/SiO2 crystalline.  相似文献

PbO and PZT thin films were deposited on the p-type (1 0 0) Si substrate by the rf magnetron sputtering method with PbO and Pb1.1Zr0.53Ti0.47O3 targets for the application of the metal-ferroelectric-insulator-semiconductor (MFIS) structure. The MFIS structures with the PbO buffer layer show the good electric properties including a high memory window and a low leakage current density. The maximum value of the memory window is 2.0 V under the applied voltage of 9 V for the Pt/PZT (200 nm, 400 °C)/PbO (80 nm)/Si structures with the PbO buffer layer deposited at the substrate temperature of 300 °C. From the X-ray photoelectron spectroscopy (XPS) results, we could confirm that the substrate temperature of PbO affects the chemical states of the interface between the PbO buffer layer and Si substrate, which results in the inter-diffusion of Pb and the formation of the intermediate phases (PbSiO3). And the existence of the undesired SiO2 layer, which is the low dielectric layer, was confirmed at the surface region of the Si substrate by the XPS depth profile analysis.  相似文献

Using in situ atomic force microscope (AFM) and Raman spectroscopy, the real-time crystallization properties of Ge2Sb2Te5 films at different temperature were characterized. The given AFM topograph and phase images revealed that the structure of amorphous Ge2Sb2Te5 films began to change at a temperature of as low as 100 °C. When the temperature reached 130 °C, some crystal fragments had formed at the film surface. Heating up to 160 °C, the size of the visible crystal fragments increased, but decreased at a higher temperature of 200 °C. When the Ge2Sb2Te5 film was cooled down to room temperature (RT) from 200 °C, the crystal fragments divided into crystal grains due to the absence of heating energy. The Raman spectra at different temperature further verified the structure evolution of the Ge2Sb2Te5 film with temperature. This work is of significance for the preparation of Ge2Sb2Te5 films and the erasing of data.  相似文献

X-ray photoelectron spectroscopic (XPS) studies were carried out on wet-chemically synthesized cubic BaTiO3, Ba0.9Nd0.1TiO3 and BaTi0.9Fe0.1O3−δ powders. The compounds were prepared by hydrothermal and gel to crystallite conversion technique; and phases formed readily at 420 K. The phase purity of the powders was confirmed from X-ray diffractometry. Chemical state and chemical environment of the constituent elements in the compositions were examined by XPS. Ba2+ was found to exist in two different chemical environments in these titanates. The Ti 2p3/2 photoelectron peak in BaTi0.9Fe0.1O3−δ was found to be broadened after Fe3+ substitution. Any resolvable broadening was not observed distinctly in the Ti 2p peak for Ba0.9Nd0.1TiO3, unsintered BaTiO3 and BaTiO3 annealed in hydrogen (8% H2 + Ar) at 1000 K. The prevalence of mixed-valent titanium and iron in BaTi0.9Fe0.1O3−δ composition was evident from the XPS results and was further supported by the enhanced electrical conductivity at 298-550 K for BaTi0.9Fe0.1O3−δ in comparison to BaTiO3 and Ba0.9Nd0.1TiO3. Hydroxyl incorporation was facilitated by substituting Nd3+ in Ba-sublattice. The presence of hydroxyls was observed from the broadening of the O 1s peak in XPS studies of the compounds.  相似文献

Neodymium doped strontium gallogermanate crystals were grown successfully by the Bridgman technique. The linear thermal expansion coefficients for the c- and a-axes were measured as 5.8 × 10−6 °C−1 and 6.5 × 10−6 °C−1. Absorption spectra, and fluorescence spectra, as well as fluorescence decay curves of Nd3+-doped Sr3Ga2Ge4O14 crystal, have been recorded at room temperature and used to calculate the absorption and stimulated emission cross-sections. Based on the Judd-Ofelt theory, three intensity parameters were obtained. The luminescent quantum efficiency of the 4F3/2 level was determined to be approximately 73.8% for this material. Compared with other Nd3+-doped laser crystals, Nd3+-doped Sr3Ga2Ge4O14 crystal displays special laser properties due to its disorder structure.  相似文献

The nature of antimony-enriched surface layer of Fe-Sb mixed oxides   总被引:1,自引:0,他引:1  
Antimony segregation is a common feature in Fe-Sb mixed oxides, which have been widely applied as catalysts in selective oxidation and ammoxidation reactions. This paper attempts to shed a light on the cause of such a common feature and on the nature of the antimony-enriched surface layer over FeSbO4 by means of XPS surface analysis. Single-phase FeSbO4 samples prepared by different methods were studied, and the antimony in their surface layer is a mixture of both Sb5+ and Sb3+ rather than single Sb5+. Their surface composition is close to FeSb2O6, which could be described as (FeSbO4)(Sb2O4)δ, δ = 0.5, and it is not “Fe(II)Sb(V)2O6” as suggested in literature. Fe-Sb mixed oxides with Sb/Fe > 1 (mol/mol) are mixtures of FeSbO4 and Sb2O4, and the surface of FeSbO4 grains would be a layer of (FeSbO4)(Sb2O4)δ, δ ≥ 0.5. Fe-Sb mixed oxides with Sb/Fe < 1 are mixtures of FeSbO4 and Fe2O3, and the surface of FeSbO4 grains would be a layer of (FeSbO4)(Sb2O4)δ, δ ≤ 0.5, but the remaining Fe2O3 would be encapsulated by a layer of FeSbO4.  相似文献

0.7BiFeO3-0.3PbTiO3 (BFPT7030) thin films were deposited on SiO2/Si substrates by sol-gel process. The influence of heating rate on the crystalline properties of BFPT7030 thin films were studied by X-ray diffraction (XRD), scanning electron microscope (SEM), atomic force microscopy (AFM) and X-ray photoelectron spectroscopy (XPS). XRD patterns of the films showed that a pure perovskite phase exists in BFPT7030 films annealed by rapid thermal annealing (RTA) technique. SEM and AFM observations demonstrated that the BFPT7030 films annealed by RTA at 700 °C for 90 s with the heating rate of 1 °C s−1 could show a dense, crack-free surface morphology, and the films’ grains grow better than those of the films annealed by RTA at the same temperature with other heating rates. XPS results of the films indicated that the ratio of Fe3+:Fe2+ is about 21:10 and 9:5 for the films annealed by RTA at 700 °C for 90 s with the heating rate of 1 and 20 °C s−1, respectively. That means the higher the heating rate, the higher the concentration of Fe2+ in the BFPT7030 thin films.  相似文献

In this work the Mn5Si3 and Mn5SiB2 phases were produced via arc melting and heat treatment at 1000 °C for 50 h under argon. A detailed microstructure characterization indicated the formation of single-phase Mn5Si3 and near single-phase Mn5SiB2 microstructures. The magnetic behavior of the Mn5Si3 phase was investigated and the results are in agreement with previous data from the literature, which indicates the existence of two anti-ferromagnetic structures for temperatures below 98 K. The Mn5SiB2 phase shows a ferromagnetic behavior presenting a saturation magnetization Ms of about 5.35×105 A/m (0.67 T) at room temperature and an estimated Curie temperature between 470 and 490 K. In addition, AC susceptibility data indicates no evidence of any other magnetic ordering in 4-300 K temperature range. The magnetization values are smaller than that calculated using the magnetic moment from previous literature NMR results. This result suggests a probable ferrimagnetic arrangement of the Mn moments.  相似文献

The effects of nitrogen doping on the chemical bonding state, microstructure, electrical property and thermal stability of Ge15Sb85 film were investigated in detail. The doped N atoms tend to bond with Ge to form Ge3N4, as proved by X-ray photoelectron spectroscopy analyses. X-ray diffraction patterns showed that both undoped and N-doped Ge15Sb85 films crystallize into a hexagonal phase very similar to Sb. The thickness reduction upon crystallization for undoped and N-doped Ge15Sb85 films is less than 5%. The crystalline resistivity, crystallization temperature, and thermal stability of amorphous state all increase after nitrogen doping, while the grain size decreases. By adding 7.0 at.% N into the Ge15Sb85 film, the crystalline resistivity increases twelve times and the crystallization temperature increases about 50 °C. The maximum temperature for 10-year retention of amorphous Ge15Sb85 film is estimated to be 147 °C and that of N-doped films is even higher, which will promise better data retention of phase-change random access memory especially in the high-temperature application.  相似文献

Lithium borate (Li2B4O7) is a low Zeff, tissue equivalent material that is commonly used for medical dosimetry using the thermoluminescence (TL) technique. Nanocrystals of lithium borate were synthesized by the combustion method for the first time in the laboratory. TL characteristics of the synthesized material were studied and compared with those of commercially available microcrystalline Li2B4O7. The optimum pre-irradiation annealing condition was found to be 300 °C for 10 min and that of post-irradiation annealing was 300 °C for 30 min. The synthesized Li2B4O7 nanophosphor has very poor sensitivity for low doses of gamma up to 101 Gy whereas from 101 to 4.5×102 Gy this phosphor exhibits a linear response and then from 4.5×102 to 103 Gy it shows supralinearity. Thermoluminescence properties of Li2B4O7 nanophosphor doped with Cu has also been investigated in this paper. It shows low fading and a linear response over a wide range of gamma radiation from 1×102 to 5×103 Gy. Therefore the synthesized lithium borate nanophosphor doped with Cu may be used for high dose measurements of gamma radiations.  相似文献

The Ca2.95−yDy0.05B2O6:yNa+ (0≤y≤0.20) phosphors were synthesized at 1100 °C in air by the solid-state reaction route. The as-synthesized phosphors were characterized by X-ray powder diffraction (XRD), scanning electron microscopy (SEM), photoluminescence excitation (PLE), photoluminescence (PL) spectra and thermoluminescence (TL) spectra. The PLE spectra show the excitation peaks from 300 to 400 nm due to the 4f-4f transitions of Dy3+. This mercury-free excitation is useful for solid-state lighting and light-emitting diodes (LEDs). The emission of Dy3+ ions on 350 nm excitation was observed at 480 nm (blue) due to the 4F9/26H15/2 transitions, 575 nm (yellow) due to 4F9/26H13/2 transitions and 660 nm (red) due to weak 4F9/26H11/2 emissions. The PL results from the investigated Ca2.95−yDy0.05B2O6:yNa+ phosphors show that Dy3+ emissions increase with the increase of the Na+ codoping ions. The integral intensity of yellow to blue (Y/B) can be tuned by controlling Na+ content. By the simulation of white light, the optimal CIE value (0.328, 0.334) can be achieved when the content of Na+-codoping ions is y=0.2. The results imply that the Ca2.95−yDy0.05B2O6:yNa+ phosphors could be potentially used as white LEDs.  相似文献

Al doped Sb2Te3 material was proposed to improve the performance of phase-change memory. Crystallization temperature, activation energy, and electrical resistance of the Al doped Sb2Te3 films increase markedly with the increasing of Al concentration. The additional Al-Sb and Al-Te bonds enhance the amorphous thermal stability of the material. Al0.69Sb2Te3 material has a better data retention (10 years at 110 °C) than that of Ge2Sb2Te5 material (10 years at 87 °C). With a 100 ns width voltage pulse, SET and RESET voltages of 1.3 and 3.3 V are achieved for the Al0.69Sb2Te3 based device.  相似文献

Silver antimony selenide (AgSbSe2) thin films were prepared by heating sequentially deposited multilayers of antimony sulphide (Sb2S3), silver selenide (Ag2Se), selenium (Se) and silver (Ag). Sb2S3 thin film was prepared from a chemical bath containing SbCl3 and Na2S2O3, Ag2Se from a solution containing AgNO3 and Na2SeSO3 and Se thin films from an acidified solution of Na2SeSO3, at room temperature on glass substrates. Ag thin film was deposited by thermal evaporation. The annealing temperature was 350 °C in vacuum (10−3 Torr) for 1 h. X-ray diffraction analysis showed that the thin films formed were polycrystalline AgSbSe2 or AgSb(S,Se)2 depending on selenium content in the precursor films. Morphology and elemental analysis of these films were done using scanning electron microscopy and energy dispersive X-ray spectroscopy. Optical band gap was evaluated from the UV-visible absorption spectra of these films. Electrical characterizations were done using Hall effect and photocurrent measurements. A photovoltaic structure: glass/ITO/CdS/AgSbSe2/Al was formed, in which CdS was deposited by chemical bath deposition. J-V characteristics of this structure showed Voc = 435 mV and Jsc = 0.08 mA/cm2 under illumination using a tungsten halogen lamp. Preparation of a photovoltaic structure using AgSbSe2 as an absorber material by a non-toxic selenization process is achieved.  相似文献

Sn1−xMnxO2 (x=0.01-0.05) thin films were synthesized on quartz substrate using an inexpensive ultrasonic spray pyrolysis technique. The influence of doping concentration and substrate temperature on structural and magnetic properties of Sn1−xMnxO2 thin films was systematically investigated. X-ray diffraction (XRD) studies of these films reflect that the Mn3+ ions have substituted Sn4+ ions without changing the tetragonal rutile structure of pure SnO2. A linear increase in c-axis lattice constant has been observed with corresponding increase in Mn concentration. No impurity phase was detected in XRD patterns even after doping 5 at% of Mn. A systematic change in magnetic behavior from ferromagnetic to paramagnetic was observed with increase in substrate temperature from 500 to 700 °C for Sn1−xMnxO2 (x=0.01) films. Magnetic studies reveal room-temperature ferromagnetism (RTFM) with 3.61×10−4 emu saturation magnetization and 92 Oe coercivity in case of Sn1−xMnxO2 (x=0.01) films deposited at 500 °C. However, paramagnetic behavior was observed for the films deposited at a higher substrate temperature of 700 °C. The presence of room-temperature ferromagnetism in these films was observed to have an intrinsic origin and could be obtained by controlling the substrate temperature and Mn doping concentration.  相似文献

Ca0.54Sr0.34−1.5xEu0.08Smx(MoO4)y (WO4)1−y red phosphors were prepared by solid-state reaction using Na+ as a charge compensator for light-emitting diodes (LED). The effects of Na+ concentration, synthesis temperature, reaction time and Eu3+ concentration were studied for the properties of luminescence and crystal structure of red phosphors. The results show that the optimum reaction condition is 6%, 900 °C, 2 h and 8%. The photoluminescence spectra show that red phosphors are effectively excited at 616 nm by 292, 395 and 465 nm. The wavelengths of 465 nm nicely match the widely applied emission wavelengths of blue LED chips.  相似文献

The degradation of the cathodoluminescence (CL) intensity of cerium-doped yttrium silicate (Y2SiO5:Ce) phosphor powders was investigated for possible application in low voltage field emission displays (FEDs). Auger electron spectroscopy (AES), X-ray photoelectron spectroscopy (XPS) and CL spectroscopy were used to monitor changes in the surface chemical composition and luminous efficiency of commercially available Y2SiO5:Ce phosphor powders. The degradation of the CL intensity for the powders is consistent with a well-known electron-stimulated surface chemical reaction (ESSCR) model. It was shown with XPS and CL that the electron stimulated reaction led to the formation of a luminescent silicon dioxide (SiO2) layer on the surface of the Y2SiO5:Ce phosphor powder. XPS also indicated that the Ce concentration in the surface layer increased during the degradation process and the formation of CeO2 and CeH3 were also part of the degradation process. The CL intensity first decreased until about 300 C cm−2 and then increased due to an extra peak arising at a wavelength of 650 nm.  相似文献
